Abstract

The dependence of the elastic properties on aluminum concentration for zinc-blende <f>AlxGa1−xAsySb1−y</f> quaternary alloys with the substrate InAs has been investigated using the pseudopotential method within the virtual crystal approximation combined with the Harrison bond-orbital model. Our results showed satisfactory agreements with the available experimental data. We paid special attention to the effect of alloy disorder on the elastic properties being studied here. For that, the effect of compositional disorder is taken into consideration. Such effect is found to be generally not negligible and should be included in the calculations of elastic properties of <f>AlxGa1−xAsySb1−y</f> quaternary alloys. [Copyright &y& Elsevier]
