Solid solubility of In2Se3 in some compounds of zinc blende structure

Abstract

The ranges of solid solubility of In 2 Se 3 in the zinc blende type compounds InAs, InSb, In 2 Te 3 and Ga 2 Se 3 have been studied by X-ray methods. The solubility ranges are found to be appreciable in the cases of InAs, In 2 Te 3 and Ga 2 Se 3 and only in the case of InSb is the range limited to a few mol. percent. It is found that in most cases prolonged annealing is required before equilibrium is attained, this being particularly the case for the A III B v compounds, InAs and InSb. Ordering effects have been observed in the InAs-In 2 Se 3 system, where an undetermined ordered structure occurs, and in the In 2 Te 3 -In 2 Se 3 system where ordering of lattice vacancies analogous to that in In 2 Te 3 itself is found. In the Ga 2 Se 3 -In 2 Se 3 system, blurring of X-ray powder lines is attributed to stacking faults occurring in the alloys and in Ga 2 Se 3 itself.
