Optically detected magnetic resonance study of 3D arrayed silicon vacancies in SiC pn diodes

Abstract

We investigated optical properties, luminescence intensity and optically detected magnetic resonance (ODMR) signal, of three dimensionally (3D) arrayed VSis upon simultaneous optically and electrically excitation. The results showed that transited conducting electrons disturb photoexcitation and ODMR by Pauli exclusion principle, which degrades optical properties of VSi under simultaneous excitation.<br />International Conference on Silicon Carbide and Related Materials
