In the present article, we report a breakthrough approach for the rapid growth of whole void-free and highly preferred orientation Cu6Sn5 IMC interconnects of 50 µm thick by the current driven bonding (CDB) interconnect method and the use of a single crystal seeding substrate. There was no grain boundaries within the Cu6Sn5 IMC interconnect and no voids at both interfaces, which is beneficial for the electrical and mechanical properties of IMC interconnect. The single crystal (001) Cu enables the unidirectional growth of [0001] Cu6Sn5 grains at the very early stage of wetting reaction. The current stressing supplies energy and promotes the novel and rapid growth of the Cu6Sn5 texture. The growth rate of the [0001] Cu6Sn5 under the current stressing can reach 4~6 µm/min. The initial perpendicular prism-type Cu6Sn5 grains transform into large paralleled prism-type ones and then merge into a single crystal due to the ripening effect. The experimental results show that the single crystal, void-free, high-melting-point Cu6Sn5 interconnect have a superior mechanical strength and electromigration reliability, which is expected to offer a promising application in 3D IC packaging. This concept of fabricating highly preferred orientation IMC interconnects by the CDB interconnect method can also be applied to other IMC systems, including Cu-Sn, Ni-Sn, Ag-Sn, and In-Sn.

In contact lithography it is hard to fabricate microstructures with high precision and high aspect ratio due to diffraction. In this paper, patter transfer error of certain deep layer in SU-8 deep UV lithography will be corrected based on the model-area based correction method .The algorithm reduces the complexity and improves the efficiency of correction.

An integrated two-phase anaerobic reactor of 4.5 m is introduced. It is used to treat the piggery wastewater. The performance of reactor is monitored and analyzed including the influent and effluent of total suspended solid (TSS), volatile suspended solid, (VSS), total nitrogen (TN), total phosphor (TP), CODcr, BOD and gas production. Experiment results shows that the optimal organic loading rate (OLR) is 10kg-VSS/m3 day in the first-phase and 1.5kg-VSS/m3-day in the second-phase. The optimal hydraulic retention time (HRT) is 2 days in fires-phase and 13 days in second-phase. The maximum gas production rate of VSS is about 1 m3/kg-VSS-day.

This paper proposes a new solution integrating energy function into singular value decomposition (SVD) for image de-noising. The singular values on the diagonal matrix obtained through SVD represent different components in image. By selecting the proper singular values that represent signal and discarding the ones that represent noise, the additive noise of an image can be eliminated effectively. In order to obtain the optimal number of the singular values for image reconstruction and to eliminate the noise, the paper presents a minimum energy model. This model is used to obtain the optimum number for de-noising through calculating the minimum in the defined energy curve. The experiment results show that the established model is effective in the circumstance that the image has simple/regular structure/pattern.

The development and commercialization of flat panel display and light source based on nanostructured thin films such as field emission display (FED) from carbon nanotubes, light emit diode (LED) from GaN-based thin film, is reviewed. The related thin film fabrication systems, FED prototypes and high-brightness white LED lamps have been demonstrated.

Magnetic nanophase cobalt ferrite particles were synthesized through a water-based method. The obtained nanoparticles were characterized by x-ray diffraction (XRD), transmission electronic microscopy (TEM), and superconducting quantum interference device (SQUID) magnetometer. Magnetic nanocomposite was prepared by mixing the nanoparticle with epoxy/anhydride matrix. The dielectric and magnetic properties of the composite were measured by LCR meter and SQUID magnetometer. The design and fabrication of embedded inductor for Network Analyzer measurement is under an ongoing process.
