The purpose of this work is to look for a practical structure for application of quantum dots (QDs) in solar cells. We focus on a stack of strain-compensated GaSb/GaAs type-II QDs. We propose a novel structure with GaSb/GaAs type-II QD absorber embedded in the p-doped region of ideal solar cell but spatially separated from the depletion region. We developed the model and used the detailed balance principle along with Poisson and continuity equations for calculating of the energy band bending and photovoltaic characteristics of the proposed solar cell. Our model takes into account both single-photon and two-photon absorption as well as non-radiative processes in QDs and predicts that concentration from 1-sun to 500-sun increases the efficiency from 30% to 50%. We showed that accumulation of charge in the QD absorber is the clue to understanding of potentially superior performance of the proposed solar cell. An attractive feature of the proposed solar cell is that QDs do not reduce the open-circuit voltage but facilitate generation of the additional photocurrent to the extent that photovoltaic characteristics reduce to that of ideal solar cell while the efficiency meets the Luque-Marti limit. It should be noted that although non-radiative processes like relaxation in QDs and recombination through QDs degrade photovoltaic characteristics of the proposed solar cell, its conversion efficiency is still predicted to be above the Shockley-Queisser limit by 5% to 10%. Peculiarities of X-ray diffraction scattering and wave field structure are studied theoretically on the basis of the dynamical theory. Simple analytical expressions for the diffracted wave intensity, dispersion equation roots, and wave fields in the bulk crystal are derived. X-ray diffraction in a crystal with an amorphous film on the surface is considered. It is shown that under specific diffraction conditions the wave field may be “pulled” into the amorphous film. Auf der Grundlage der dynamischen Theorie werden die Besonderheiten der Rontgenbeugungsstreuung und Wellenfeldstruktur theoretisch untersucht. Einfache analytische Ausdrucke fur die Intensitat der gebeugten Welle, die Wurzeln der Dispersionsgleichung und die Wellenfelder im Volumenkristall werden abgeleitet. Rontgenbeugung in einem Kristall mit einer amorphen Schicht auf der Oberflache wird untersucht. Es wird gezeigt, das unter spezifischen Beugungsbedingungen die Wellenfelder in die amorphe Schicht “getrieben” werden.

Simple analytical expressions for the diffracted-wave intensity, for the position and width of the Bragg peak, and for the wave fields in crystal are obtained in the case of asymmetric Bragg diffraction when the incident beam is almost parallel to the surface and suffers not only diffraction scattering, but also specular reflection. The theoretical treatment is based on renormalization of the coefficients of the conventional two-wave theory for X-ray diffraction. Both, coplanar (CG) and non-coplanar (NCG) diffraction geometries are considered. Es werden einfache analytische Ausdrucke fur Beugungsintensitat, Lage und Breite des Braggmaximums und fur die Wellenfelder in Kristallen fur den Fall asymmetrischer Bragg-Beugung erhalten, wenn der einfallende Strahl fast parallel zur Oberflache verlauft und nicht nur Beugungsstreuung, sondern auch spiegelnde Reflexion zulast. Die theoretische Behandlung beruht auf der Renormierung der Koeffizienten der konventionellen Zwei-Wellentheorie fur Rontgenstrahlbeugung. Sowohl koplanare (CG) als auch nichtkoplanare (NCG) Beugungsgeometrien werden betrachtet.

At large deviations from the Bragg conditions the rocking curves obtained in triple-crystal X-ray diffractometry provide information on the structure of thin distorted subsurface layers. In the case of ultra-thin distored layers containing only few diffraction planes the method was developed for restoring all the equivalent sets of distortion characteristics. In the present study this method is generalized and applied to the structural analysis of distortions in thicker layers with continuous characteristics. The study is carried out on the basis of analytic properties of the diffraction amplitude and the general problem of unambiguity in X-ray diffraction is considered. Examples of equivalent continuous profiles are given. Bei grosen Abweichungen von den Bragg-Bedingungen liefern die Rockingkurven bei der Drei-Kristall-Rontgenbeugung Informationen uber die Struktur von dunnen gestorten Schichten unterhalb der Oberflache. Im Falle von ultradunnen gestorten Schichten, die nur wenige Beugungsebenen enthalten, wird die Methode fur die Wiederherstellung aller aquivalenter Satze der Verzerrungscharakteristiken ausgearbeitet. Diese Methode wird verallgemeinert und auf die Strukturanalyse der Verzerrungen in dickeren Schichten mit kontinuierlichen Charakteristiken angewendet. Die Untersuchung wird auf der Grundlage von analytischen Eigenschaften der Beugungsamplitude durchgefuhrt und das allgemeine Problem der Nichteindeutigkeit der Rontgenbeugung berucksichtigt. Beispiele fur aquivalente kontinuierliche Profile werden angegeben.

The problem of the Mossbauer lineshape broadening due to the diffusion of the Mossbauer atom in an arbitrary drift potential is reduced to a solution of the Schrodinger equation of the quantum mechanics. The spectral shape can be obtained in explicit form provided an exact solution of the quantum problem is known. By means of this method the diffusion analogues of the quantum oscillator and the Coulomb atom are considered and analytical expressions for the respective spectra are derived. The temperature dependence of the intensity of the unbroadened spectral component is shown to be related with the form of the arbitrary “diffusional” potential by a simple law. The temperature curves of the mean-square Mossbauer atom displacement resulting from this relation show the nontrivial behaviour at each value of the wave vector of absorbed γ-quanta even in the simplest case of anharmonical oscillator. Under certain choice of the parameters the temperature trend of these curves may simulate the phase transitions. [Russian Text Ignored].

A new method of X-ray topography, based on X-ray diffraction in the grazing Bragg-Laue geometry, is suggested. It is shown that for crystals under consideration such a geometry permits to obtain topographs of thin subsurfaces layers as thin as fractions of a micron. The potentialities of the method for studying structure defects in thin subsurface layers are illustrated. Es wird eine neue Methode der Rontgentopographie, die auf der Rontgenbeugung in streifender Bragg-Laue-Geometrie beruht, vorgeschlagen. Es wird gezeigt, das fur die betrachteten Kristalle eine derartige Geometrie erlaubt, Topographien von dunnen Oberflachenschichten, die nur ein Bruchteil eines Mikrons dunn sind, zu erhalten. Die Moglichkeiten der Methode fur die Untersuchung von Strukturdefekten in dunnen Suboberflachenschichten werden erlautert.

The external photoeffect, for the conditions of X-ray grazing incidence diffraction, when the extinction length could be made small in comparison with the photoelectron escape depth, is investigated. The angular dependences of the photoelectron emission non-typical for the X-ray photoeffect, are obtained. Der ausere Photoeffekt unter den Bedingungcn der Rontgenbeugung unter streifendem Einfall, wenn die Extinktionslange zur Tiefe der befreitin Photo slektronen klein gehalten werden kann, wird untersucht. Winkelabhangigkeiten der Photoelektronenemission, die fur den Rontgenphotoeffekt untypisch sind, werden erhalten.

General formulas are given for the profile of the Mossbaner emission spectra measured within a finite time interval following the preceding decay, under conditions when the initial electronic state of the Mossbauer atom is in non-equilibrium. The results obtained are valid for an arbitrary case in which the hyperfine interactions change during the relaxation process, as well as for arbitrary ratios between the lifetime of the Mossbauer nucleus, the relaxation time, and a characteristic hyperfine frequency. The case is discussed in detail when the relaxation process is accompanied by a change of the isomer shift. It is shown that, even for rather short relaxation times, the relaxation process reveals itself through a noticeable asymmetry of the emission line. Allgemeine Formeln fur das Profil der Moβaueremissionsspektren, die innerhalb eines endlichen Zeitintervalls nach dem vorangehenden Abklingen gemessen wurden, werden angegeben, wobei der elektronische Ausgangszustand des Moβbaueratoms sich nicht im thermodynamischen Gleichgewicht befindet. Die erhaltenen Ergebnisse sind sowohl fur einen beliebigen Fall gultig, fur den die Hyperfeinwechselwirkungen sich wahrend des Relaxations prozesses andern, als auch fur beliebige Verhaltnisse zwischen der Lebensdauer des Moβ-bauerkerns, der Relaxationszeit und einer charakteristischen Hyperfeinfrequenz. Es wird ausfuhrlich der Fall diskutiert, bei dem der Relaxationsprozes von einer Anderung der iso-meren Verschiebung begleitet ist. Es wird gezeigt, das sich der Relaxationsprozes sogar bei sehr kurzen Relaxationszeiten durch eine betrachtliche Asymmetrie der Emissionslinie zu erkennen gibt.

A method of analysis of curves for diffraction reflection from crystals with a disturbed surface layer is developed. It allows to determine, directly from experimental data, the integral characteristics of the disturbed layer, such as the thickness of the disturbed layer, Leff, mean change in the interplanar spacings along the layer and so on. This method is illustrated by an example of analysis of curves of reflection from diffuse layers of silicon for different orders of reflection. Eine Analysenmethode fur Beugungsreflexion von Kristallen mit einer gestorten Oberflachenschicht wird entwickelt. Sie erlaubt eine direkte Bestimmung der integralen Charakteristiken der gestorten Schicht, wie Dicke der gestorten Schicht Leff, mittlere Anderung der Abstande zwischen den Ebenen auf der Schicht usw., direkt aus den experimentellen Daten. Diese Methode wird mit einem Beispiel von Reflexionskurven von diffusen Siliziumschichten fur verschiedene Reflexionsordnungen illustriert.

The specific features of the fluorescence radiation yield under the conditions of X-ray diffraction in the grazing incident Bragg-Laue geometry is studied in detail. In the case of asymmetric Bragg diffraction, the experimental curves of the fluorescence yield show two independent anomalies explained by the extinction effect and the character of the wave-field formation in a crystal. Formulae of the fluorescence yield are derived for the Bragg and Laue geometries and also for the region of the Bragg-Laue transition. The behaviour of the curves depending on the asymmetry factor β is considered over a wide range of its values. The formation of diffraction and fluorescence curves are studied as a function of specular reflection. The obtained experimental results show good agreement with the theoretical calculations. Die spezifischen Charakteristiken der Fluoreszenzstrahlungsausbeute unter Bedingungen der Rontgenbeugung im Falle der Bragg-Laue-Geometrie mit streifendem Einfall wird ausfuhrlich untersucht. Im Falle der asymmetrischen Braggbeugung zeigen die experimentellen Kurven der Fluoreszenzausbeute zwei unabhangige Anomalien, die durch die Extinktion und den Charakter der Wellenfeldausbildung in einem Kristall erklart werden. Die Formeln fur die Fluoreszenzausbeute werden fur die Bragg- und Lauegeometrien und auch fur den Bereich des Bragg-Laue-Ubergangs abgeleitet. Das Verhalten der Kurven in Abhangigkeit vom Asymmetriefaktor β wird uber einen breiten Bereich seiner Werte berucksichtigt. Die Bildung der Beugungs- und Fluoreszenzkurven wird in Abhangigkeit von der Reemission untersucht. Die erhaltenen experimentellen Ergebnisse zeigen gute Ubereinstimmung mit den theoretischen Berechnungen.

By utilizing a method previously developed, an expression is derived for the shape of the Mossbauer emission spectrum in the presence of relaxation. The final formula coincides with that of Hartmann-Boutron, but the derivation is much simpler. Mit einer bereits fruher entwickelten Methode wird ein Ausdruck fur die Form des Mosbauer-Emissionsspektrums bei Vorliegen von Relaxation abgeleitet. Diese Formel stimmt mit der von Hartmann-Boutron uberein, jedoch ist die Ableitung viel einfacher.

The general properties of the dispersion surface in the three-wave case are considered. A method of the derivation of the dispersion equation is suggested in an invariant form convenient for the concrete analysis. An analysis of the amplification of the anomalous transmission (Borrmann) effect in the three-wave case and a simple way for the estimation of this effect without large numerical calculations are given. The passage from two- to three-wave case is considered. This analysis allows to predict a general form of the dependence of the absorption coefficient on the orientation of the incident beam. A double-channel X-ray standing-wave technique (DCXRSW) is suggested which reduces to the simultaneous recording of fluorescence radiation and photoelectrons emitted by a crystal under the conditions of X-ray diffraction. The use of the coincidence circuit limits the escape depth of the fluorescence radiation to that of photoelectrons (fractions of a micron) and thus prevents extinction distortions of its angular dependence. The data of the DCXRSW measurements of a nonsymmetric GaAs (111) single crystal are reported. The use of the double-channel technique provides the measurement of fluorescence curves for gallium and arsenic sublattices free from extinction distortions. Es wird eine Doppelkanal-Rontgen-Stehwellentechnik (DCXRSW) vorgeschlagen, die sich auf die gleichzeitige Aufzeichnung der Fluoreszenzstrahlung und der durch den Kristall unter den Bedingungen der Rontgenbeugung emittierten Photoelektronen reduziert. Die Benutzung der Koinzidenzschaltung begrenzt die Fluchttiefe der Fluoreszenzstrahlung auf die der Photoelektronen (Bruchteile eines Mikrons) und verhindert somit Extinktionsverzerrungen ihrer Winkelabhangigkeit. Die Werte der DCXRSW-Messungen eines nichtsymmetrischen GaAs(111)-Einkristalls werden mitgeteilt. Die Benutzung der Doppelkanaltechnik liefert Messungen der Fluoreszenzkurven fur die Gallium- und Arsen-Untergitter, die frei von Extinktionsverzerrungen sind.

It has been shown that photoemission curves obtained using the X-ray standing wave technique in grazing-incidence Laue diffraction scheme are essentially more sensitive to structure distortions in surface layers of a crystal as compared to the conventional diffraction scheme in the Bragg geometry. A gas-flow proportional counter with a resolution as small as 16% used as photoelectron energy analyzer allows to establish the presence of disturbed layers with thicknesses ≈ 10 nm and less. Es wird gezeigt, das die mittels stehender Rontgenwellentechnik im Laue-Beugungsfall bei streifender Inzidenz erhaltenen Photoemissionskurven gegenuber Strukturverzerrungen in den Oberflachenschichten eines Kristalls im Vergleich zum konventionellen Beugungsfall in Bragg-Geometrie wesentlich empfindlicher sind. Ein Gasflus-Proportionalzahler mit einer Auflosung von 16%, der als Photoelektronenenergieanalysator benutzt wird, erlaubt die Feststellung von gestorten Schichten mit Dicken von ≈ 10 nm und darunter.

Mossbauer spectroscopy was used to study the temperature dependence (4.2 to 77 K) of the hyperfine structure (hfs) in jarosites H3OFe3[(OH)6(SO4)2], Pb{Fe3[(OH)6(SO4)2]}2, and K(Fe2.5Al0.5)[(OH)6(SO4)2]. For the two first compounds the magnetic hfs collapsed above the Neel temperatures, 17.5 and 50 K, respectively, to a paramagnetic quadrupole doublet. In the third compound, at all temperatures in the range from TN=54 K down to 4.2 K the coexistence of the magnetic hfs and paramagnetic quadrupole doublet appeared. In this paper, a qualitative explanation of the newly observed phenomenon is given. Mit Mosbauerspektroskopie wurde die Temperaturabhangigkeit (4,2 bis 77 K) der Hyperfeinstruktur (hfs) in den Jarositen H3OFe3[(OH)6(SO4)2], Pb{Fe3[(OH)6(SO4)2]}2 und K(Fe2,5Al0,5) [(OH)6(SO4)2] untersucht. Fur die beiden ersten Verbindungen fallt die magnetische hfs oberhalb der Neel-Temperatur, 17,5 bzw. 50 K, zu einem paramagnetischen Quadrupol-Dublett zusammen. In der dritten Verbindung tritt im gesamten Temperatur-bereich von TN=54 K bis herunter zu 4,2 K die Koexistenz der magnetischen hfs und des paramagnetischen Quadrupol-Dubletts auf. Es wird eine qualitative Erklarung des beobachteten Phanomens gegeben.

A dynamical theory of the thermal diffuse scattering of X-rays from thick crystals is developed which consistently takes into account the Bragg scattering of both the incident and diffusely scattered X-rays. Special attention is paid to the analysis of the intensity distribution of the diffusely scattered waves near the Bragg peak. The known singularity of the one-phonon scattering of type 1/q2, where q is the phonon wave vector, is shown to be transformed at small q to the more weak singularity of type1/q| for the case of the Bragg diffraction (here,q| is the projection of the vector q ona plane parallel to the crystal surface).
