This paper systematically studies high-current-induced effects, hot-carrier effects, and self-heating effects in flexible low-temperature polycrystalline-silicon thin-film transistors fabricated on polyimide. By utilizing I – V and various-frequency C – V measurements, the exact location of defects generated by the self-heating effects can be clarified. The degradation mechanism is found to originate from asymmetric negative-bias temperature instability. After clarifying this mechanism, the self-heating effects were shown to be alleviated by manipulating the fabrication of the buffer layer, thereby improving heat dissipation capabilities. This work investigates an improvement in anomalous on-current and subthreshold swing (SS) in Low-temperature polycrystalline-silicon thin-film transistors after positive gate bias stress. The experimental results reveal that the improved electric properties are due to the hole trapping at SiO2 above the lightly doped drain regions, which causes a strong electric field at the gate corners. The effect of the hole trapping is to reduce the effective channel length and the SS. Besides, the stress-related electric field was also simulated by TCAD software to verify the mechanism above. A low-temperature method, supercritical CO2 (SCCO2) fluid technology, is employed to improve the device properties of ZnO TFT at 150 °C. In this work, the undoped ZnO films were deposited by sputter at room temperature and treated by SCCO2 fluid which is mixed with 5 ml pure H2O. After SCCO2 treatment, the on/off current ratios and threshold voltage of the device were improved significantly. From x-ray photoelectron spectroscopy analyses, the enhancements were attributed to the stronger Zn–O bonds, the hydrogen-related donors, and the reduction in dangling bonds at the grain boundary by OH passivation.
