A 650-V/84-mΩ normally-off GaN/SiC cascode device is demonstrated with systematic static and dynamic characterizations. The cascode device features a low-voltage enhancement-mode (E-mode) gallium nitride (GaN) high electron mobility transistor (HEMT) to enable normally-off gate control, and a 650-V normally-on silicon carbide (SiC) JFET provides the high-voltage blocking capability. The GaN/SiC cascode device exhibits many application-desired behaviors, including reverse conduction capability, avalanche breakdown capability, thermally stable threshold voltage, low input/output capacitances, no dynamic RON degradation, and negligible dynamic VTH shift. In addition, a customized double-pulse test board is built to evaluate the switching performance of this cascode device and other 650-V SiC-based power devices. This cascode device adopting low-voltage GaN HEMT has low QG×RON and exhibits excellent switching performance. The switching losses (EON and EOFF) are much smaller than that of the 650-V Si/SiC cascode device and comparable to that of the state-of-the-art 650-V SiC MOSFETs. [ABSTRACT FROM AUTHOR]

A normally-off SiC-JFET/GaN-HEMT cascode device is recently proposed, featuring a cascode configuration that incorporates a high-voltage (i.e., 1200 V) SiC junction field effect transistor (JFET) and a low-voltage GaN high electron mobility transistor (HEMT). This cascode device exhibits superior thermal stability and switching performance compared to the SiC MOSFETs, but also inevitably presents challenge in dv/dt-control as the input gate does not directly control the high-voltage JFET. Since dv/dt-control is of great importance to the management and suppression of electromagnetic interference in power electronics systems, methods of controlling the dv/dt rates of SiC/GaN cascode devices need to be developed. In this article, we conduct systematic investigation on different dv/dt control schemes with theoretical analysis and experimental evaluation. A dv/dt-control method based on diode-clamped external JFET gate resistor is proposed and evaluated by comparing it with other more conventional methods. Low-loss reverse-conducting normally- OFF double-channel AlGaN/GaN power transistor with the built-in Schottky barrier diode (SBD) has been systematically studied. This device features the MOS-gate section and SBD-anode section paralleled to an interdigital layout along the gate width direction. A common access region that conducts current at both forward and reverse ON-states is employed, which is beneficial to reduce the conduction loss. With a MOS-HEMT/SBD finger width of ${4}~\mu \text{m}/2~\mu \text{m}$ and a total width ratio of 2:1, the device exhibits a threshold voltage of +0.8 V at a drain current of ${10}~\mu \text{A}$ /mm and a low forward ON-resistance of $12.1~\Omega \cdot \text {mm}$. The Schottky metal contacts 2-DEG directly, which results in a low reverse turn-on voltage of −0.6 V (at −1 mA/mm) and low reverse ON-state voltage of −1.7 V (at −50 mA/mm). A leakage suppression MOS field plate (FP) is applied to shield the Schottky contact from the strong electric field, leading to a low OFF-state leakage current of 14 nA/mm at +100-V drain bias and a high breakdown voltage (BV) of +698 V. The finger width and the number of fingers should be optimized. A narrow finger width benefits the current sharing at the access region, while the increasing number of fingers introduces more Schottky depletion regions along the gate width direction that degrade ${R}_{ \mathrm{\scriptscriptstyle ON}}$. The drain induced dynamic threshold voltage (${V}_{\textrm {th}}$) shift of a ${p}$ -GaN gate HEMT with a Schottky gate contact is investigated, and the underlying mechanisms are explained with a charge storage model. When the device experiences a high drain bias ${V}_{\textrm {DSQ}}$ , the gate-to-drain capacitance (${C}_{\textrm {GD}}$) is charged to ${Q}_{\textrm {GD}}$ (${V}_{\textrm {DSQ}}$). As the drain voltage drops to ${V}_{\textrm {DSM}}$ where ${V}_{\textrm {th}}$ is measured, ${C}_{\textrm {GD}}$ is expected to be discharged to ${Q}_{\textrm {GD}}$ (${V}_{\textrm {DSM}}$). However, the metal/ ${p}$ -GaN Schottky junction could block the discharging current, resulting in storage of negative charges in the ${p}$ -GaN layer. For the device to turn on, additional gate voltage is required to counteract the stored negative charges, resulting in a positive shift of ${V}_{\textrm {th}}$. The dynamic ${V}_{\textrm {th}}$ shift is an intrinsic and predictable characteristic of the ${p}$ -GaN gate HEMT which is linearly correlated with $\Delta \!{Q}_{\textrm {GD}}={Q}_{\textrm {GD}}$ (${V}_{\textrm {DSQ}}$) $- {Q}_{\textrm {GD}}$ (${V}_{\textrm {DSM}}$). The ${V}_{\textrm {th}}$ shift is dependent on ${V}_{\textrm {DSQ}}$ as well as ${V}_{\textrm {DSM}}$ , indicating that the ${V}_{\textrm {th}}$ shift is varying along the load line during a switching operation. A systematic analytical investigation of the charge distribution and gate control of the normally-off GaN double-channel MOS-HEMT (DC-MOS-HEMT) is presented in this paper. Compared to conventional GaN MOS-HEMT, the DC-MOS-HEMT features a thin AlN insertion layer (AlN-ISL) below the original two dimensional electron gas (2DEG) channel, thus forming a second channel at the interface between AlN-ISL and the underlying GaN. This paper reveals the impact of the AlN-ISL on the 2DEG distribution and the gate control of the channels. The sensitivity of ${V}_{\text {th}}$ against the recess depth is also analytically studied and is found to be nearly independent of the recess depth as long as the recess is terminated in the upper channel layer. The analytical results are well supported by numerical device simulations, and the physical mechanisms behind these findings are explained along with the analytical investigations. A previously reported normally-off GaN double-channel (DC-) MOS-HEMT with a gate recess into the upper channel layer has achieved a remarkably low R\text {on} . In this letter, we found that the double-channel structure itself does not guarantee a low R\text {on} without careful consideration of the electrical coupling between the two channels. A strong channel-to-channel (C2C) coupling between the two channels is critical to reduce R\text {on} in the DC-MOS-HEMT by exploiting both channels at the access region while allowing currents to converge into the heterojunction lower channel at the gate region. Otherwise, with a weak C2C coupling, the conduction through the upper channel is comprised due to the high-resistivity MOS-channel section at the gate region. The fabricated DC-MOS-HEMT with C2C distance ( t{\textsf {C2C}} ) of 7.5 nm exhibits an appreciably lower R\text {on} than that with t{\textsf {C2C}} = \textsf {11.5} nm. Further analysis reveals the latter suffers from an increased sheet resistance at access region compared with the sheet resistance of the DC-heterostructure itself. A modified TLM characterization is proposed to analyze the C2C coupling in the DC-heterostructure. It is confirmed the DC-heterostructure with t{\textsf {C2C}} = \textsf {7.5} nm boasts a strong C2C coupling, while that with t{\textsf {C2C}} = \textsf {11.5} nm features relatively weak C2C coupling. A low on-resistance normally-off GaN double-channel metal–oxide–semiconductor high-electron-mobility transistor (DC-MOS-HEMT) is proposed and demonstrated in this letter, which features a 1.5-nm AlN insertion layer (ISL) located 6 nm below the conventional barrier/GaN interface, forming a second channel at the interface between the AlN-ISL and the underlying GaN. With gate recess terminated at the upper channel, normally-off operation was obtained with V\mathrm {th} of +0.5 V at I\mathrm {DS}= 10 ~\mu \text{A} /mm or +1.4 V from the linear extrapolation of the transfer curve. The lower heterojunction channel is separated from the etched surface in the gate region, thereby maintaining its high field-effect mobility with a peak value of 1801 cm2/( \textV\cdot \texts ). The on-resistance is as small as 6.9 \Omega \cdot \text mm for a DC-MOS-HEMT with LG/L\mathrm {GS}/L\mathrm {GD} = 1.5/2/15~\mu \text{m} , and the maximum drain current is 836 mA/mm. A high breakdown voltage (>700 V) and a steep subthreshold swing of 72 mV/decade are also obtained. [ABSTRACT FROM AUTHOR]
