The works presented in this thesis aim to develop new technologies for the integration of active components in the PCB core. They are based on the use of a pressed metal foam to ensure the electrical and thermal contacts of the top and bottom sides of the chips. This new technology has the advantage of being cheap and allows reducing the parasitic inductance.Electrical, thermal and mechanical characterization studies have been carried out on this new integration technology. The objective is to identify the thermomechanical properties of the interconnection materials, mainly those of the metal foam. The development of a numerical model has reinforced this study aiming to estimate and localize the thermomechanical stresses in the assembly. Finally, a reliability study has been carried out by performing accelerated aging tests (active and passive thermal cycling). The objective here is to identify the weakness areas and to estimate the lifetime of the proposed assemblies. The obtained results are promising compared to conventional power modules. A new method (on-line) to estimate the junction temperature during active thermal cycling has been developed. It is based on the use of voltage variations ΔVF and forward current ΔIF during the conduction phase. The validation tests revealed promoting results., Les travaux présentés dans cette thèse visent à développer de nouvelles technologies d'intégration de composants actifs au cœur du PCB. Elles sont basées sur l'utilisation de mousses métalliques pressées pour assurer les contacts électrique et thermique des faces avant et arrière des puces. Cette nouvelle technologie présente l'avantage d'être peu coûteuse et permet de réduire l'inductance parasite.Des travaux de caractérisations électrique, thermique et mécanique ont été menés sur cette nouvelle technologie d'intégration. L'objectif est de déterminer les propriétés thermomécaniques des matériaux d'interconnexion, principalement ceux de la mousse métallique. La mise en œuvre d'un modèle numérique multi-physique a renforcée cette étude en vue d'estimer et de localiser les contraintes thermomécaniques dans l'assemblage. Finalement, une étude de fiabilité a été menée à travers la mise en œuvre d'essais de vieillissement accélérés (cyclage thermique actif et passif). L'objectif ici est d'identifier les zones de fragilité et d'estimer la durée de vie des assemblages proposés. Les résultats obtenus sont encourageants en comparaison aux modules de puissances classiques. Une nouvelle méthode (on-line) d'estimation de la température de jonction lors du cyclage thermique actif a été développée. Elle est basée sur l'utilisation des variations de tension ΔVF et du courant direct ΔIF lors de la phase de conduction. Les travaux de validation ont révélé des résultats promoteurs.

A new process of embedding power die on PCB is presented which consists on removing wire bonding and solder and using only a pressed metal foam to connect the top and bottom sides of the die. First, the manufacturing process is described. Then the effective electrical, thermal and mechanical properties of the mixture made of the foam impregnated by resin insuring the contacts between die and PCB are identified experimentally and numerically. Finally, 3D FEM simulations are performed to estimate the electrical contacts resistances between foam and pads of the die within the package.
