Abstract

High-performance three-dimensional integrated circuits (3D ICs) are now severely constrained by the thermal issue resulting from the high-power density and limited thermal conductivity among vertically stacked chips. The power distribution networks (PDNs) in 3D ICs are composed of good thermal conductors, but several existing methods are unable to demonstrate their heat dissipation effect successfully, and the thermal models of 3D ICs currently used are either incomplete or have significant errors. In this paper, the Adaptive Unit Difference Iterative (AUDI) method is proposed to establish the equivalent thermal model which can characterize the temperature distribution of 3D ICs accurately. Compared with the simulation results from the Finite Element Method (FEM) tool, the proposed model improves the computational efficiency greatly, and the error in temperature responses is within 3%. The model is used to analyze the effect of 3D PDNs parameters on temperature characteristics and the priority of temperature optimization is indicated, which is of significance for the thermal design. Abstract

The anisotropic damage behavior has a great influence on the formability of rolling sheets. This work aimed to investigate the anisotropic damage mechanism of the LA103Z Mg‐Li alloy rolling sheet by combining mesoscale detection and modeling. The X‐ray computed tomography (XCT) and scanning electron microscope (SEM) were applied to characterize the evolution of damage morphology and volume fraction in RD, DD, and TD directions of the rolling sheet. The GTN damage model was calibrated by the experimental results with the representative volume element (RVE) method. The anisotropic damage mechanism was revealed via experimental and modeling results. The micro void nucleation strain εN was critical to determine the initiation moment of the anisotropic damage. The continuous nucleation in RD direction, the severe growth in DD direction, and the massive coalescence in TD direction were the micro void evolution competition results that caused the anisotropy for damage mechanism and fracture strain. Highlights: The micro void evolution was quantitatively characterized by XCT and SEM methods.The GTN damage model calibrated by the RVE method exhibited accurate prediction.εN was the critical strain for determining the initiation of anisotropic damage.Anisotropic damage was caused by different responses of micro void evolution. 21. Interface homogenization control and microstructural analysis of ZrC0.85joints diffusion bonded using Nb and Ti/Nb/Ti as the interlayer

Abstract

Joint homogenization during transition metal carbides ceramic bonding has attracted much attention as a technique to increase the service temperature and relieve the residual stress for various high-temperature applications. In this work, homogeneous joints of ZrC0.85ceramic were obtained by diffusion bonding using single Nb and multiple Ti/Nb/Ti as the interlayer. The effect of interlayer composition, bonding temperature and holding time on the microstructure of the joints was investigated. The effect of Nb and Ti on the composition homogeneity and the formation of Kirkendall voids in the ZrC0.85joints was also discussed. When using single Nb as the interlayer, the homogenization of the joints can be achieved at a bonding temperature of ∼1500 °C and holding for 1 h and no Kirkendall voids were observed when further increasing the bonding temperature to 1600 °C because of the good mutual solubility of NbCxand ZrCxand the relative moderate diffusion rate of Nb. However, severe Kirkendall effects were observed at a higher temperature of 1700 °C, which would deteriorate the high-temperature performance of the joints. The adoption of Ti/Nb/Ti further minished the diffusion rate difference of the interfacial elements through the formation of TiCxphase. As a result, only a few Kirkendall voids were formed at 1700 °C. Nano-hardness of the resultant homogeneous joints was comparable to that of the ZrC0.85ceramic due to their similar composition. This study shows that active diffusion bonding based on interlayer design for homogeneous joints could pave a new way to join transition metal carbides.

Abstract

In this study, seven AlSi10Mg bulks with different construction angles (0°, 15°, 30°, 45°, 60°, 75°, and 90°) were fabricated by selective laser melting (SLM). The effects of different construction angles on the microstructure and mechanical properties of AlSi10Mg alloys were investigated. Increasing the construction angle changed the laser track segments from an ellipse to a semi-ellipse and then to fish-scale, specifically again from a semi-ellipse to an ellipse, due to the decrease of the laser radiation area. Meanwhile, the grains in the vertical planes changed from columnar grains to irregularly arranged grains, and then to equiaxed grains. The 45° sample exhibited the highest hardness of 154.44 HV0.1. The 60° sample had a good combination of strength and plasticity with a tensile strength of 463.54 MPa, yield strength of 283.37 MPa, and elongation of 9.25%. The observed mechanical property anisotropy of the current AlSi10Mg alloy was a result of the pores, equiaxed grain structure, ultra-fine equiaxed sub-grains, and working hardening. In addition, the difference in the sample microstructures was attributed to the construction angles and deposited layer area.
