Atomically thin indium selenide (InSe) exhibits a sombrero-like valence band, leading to distinctive excitonic behaviors. It is known that the indirect band gap of atomically thin InSe leads to a weak emission from the lowest-energy excitonic state (A peak). However, the A peak emission of monolayer (ML) InSe was observed to be either absent or very weak, rendering the nature of its excitonic states largely unknown. Intriguingly, we demonstrate that ML InSe exhibits pronounced PL emission because of the efficient brightening of the momentum-indirect dark excitons. The mechanism is attributed to acoustic phonon-assisted radiative recombination facilitated by strong exciton-acoustic phonon coupling and extended wavefunction in momentum space. Systematic analysis of layer-, power-, and temperature-dependent PL demonstrates that a carrier localization model can account for the asymmetric line shape of the lowest-energy excitonic emission for atomically thin InSe. Our work reveals that atomically thin InSe is a promising platform for manipulating the tightly bound dark excitons in two-dimensional semiconductor-based optoelectronic devices. Wearable assistant devices play an important role in daily life for people with disabilities. Those who have hearing impairments may face dangers while walking or driving on the road. The major danger is their inability to hear warning sounds from cars or ambulances. Thus, the aim of this study is to develop a wearable assistant device with edge computing, allowing the hearing impaired to recognize the warning sounds from vehicles on the road. An EfficientNet-based, fuzzy rank-based ensemble model was proposed to classify seven audio sounds, and it was embedded in an Arduino Nano 33 BLE Sense development board. The audio files were obtained from the CREMA-D dataset and the Large-Scale Audio dataset of emergency vehicle sirens on the road, with a total number of 8756 files. The seven audio sounds included four vocalizations and three sirens. The audio signal was converted into a spectrogram by using the short-time Fourier transform for feature extraction. When one of the three sirens was detected, the wearable assistant device presented alarms by vibrating and displaying messages on the OLED panel. The performances of the EfficientNet-based, fuzzy rank-based ensemble model in offline computing achieved an accuracy of 97.1%, precision of 97.79%, sensitivity of 96.8%, and specificity of 97.04%. In edge computing, the results comprised an accuracy of 95.2%, precision of 93.2%, sensitivity of 95.3%, and specificity of 95.1%. Threshold logic has been attracting great attention from researchers due to the rapid development in nanotechnology-based devices. In the state-of-the-art approach to the threshold logic network (TLN) synthesis using don’t cares, we observed that not all the computed don’t cares contribute to the cost minimization of threshold logic gate (TLG). Therefore, in this work, we focus on computing the don’t cares that effectively provide the opportunities for cost minimization. Furthermore, De Morgan’s law for TLGs is applied such that global TLN optimization considering the cost and the number of inverters can be achieved. Quantum-dot cellular automata (QCA) is considered as a promising emerging technology due to its low power dissipation and high device density. Since the majority function is the main operation in QCA circuits, minimizing the number of majority gates in QCA circuits is crucial to the corresponding QCA circuit minimization. A previous work used the node-merging technique to replace one target node with an existing substitute node in majority circuits for optimization. However, this technique may fail when no substitute nodes exist for a target node. In this article, we propose an enhanced optimization technique for majority circuits by adding a new node into the circuits and removing the target node and its fanin nodes. The experimental results show that this technique improves the results of the node-merging technique on a set of EPFL logic synthesis benchmarks. Additionally, this enhanced technique can work together with other optimization techniques. LOOPLock is the state-of-the-art cyclic logic locking method in hardware security. LOOPLock is able to invalidate SAT Attack, Removal Attack, and CycSAT simultaneously by introducing two types of cycle pairs in a circuit. In this work, we analyze LOOPLock’s locking mechanism and propose an attacking approach based on locking structure analysis. Furthermore, to defend the new attack, we propose LOOPLock 2.0, which strengthens the original cyclic logic locking method—LOOPLock. Introduction: Concentrations of plasma biomarkers associated with Alzheimer's disease have been reported to be as low as several tens of picograms/milliliter (pg/ml). However, in assays measuring these biomarkers, it is likely that repeated measurements are necessary to obtain reliable values. Methods: We performed assays as a single test or as duplicate, quadruplicate, fivefold and tenfold repeated tests, on samples spiked with different concentrations of amyloid β 1–40 (Aβ1–40; 1–1000 pg/ml), Aβ1–42 (1–30,000 pg/ml) and total Tau protein (T-Tau; 0.1–1000 pg/ml), with the aim to to calculate the coefficients of variation (CVs). Results: The results demonstrated common changes in the CVs with changes in the number of tests for a given sample: the CVs decreased with increases in the number of tests from one to ten. All CV values were distributed within the range of 0.35 to 15.5%; as such, the CV values were all lower than the acceptable value of 20%. Conclusion: Based on this study, a single assay of Aβ1–40, Aβ1–42 and T-Tau, respectively, provides reliable results in terms of the measurement of that plasma biomarker. [ABSTRACT FROM AUTHOR]

Novel earth‐abundant metal sulfate‐containing high entropy sulfides, FeNiCoCrXS2 (where X = Mn, Cu, Zn, or Al), are synthesized via a two‐step solvothermal method. It is shown that sulfate‐containing FeNiCoCrMnS2 exhibits superior oxygen evolution reaction (OER) activity with an exceptionally low overpotential of 199, 246, 285, and 308 mV at current densities of 10, 100, 500, and 1000 mA cm–2, respectively, and surpassing its unary‐, binary‐, ternary‐, and quaternary‐metal counterparts. The electrocatalyst yields exceptional stability after 12 000 cycles and 55 h of durability even at a high current density of 500 mA cm–2. Various in situ and ex situ analyses are used to investigate the self‐reconstruction of the sulfides during the OER for the first time. The resulting metal (oxy)hydroxide is believed to be the true active center for OER. The remaining sulfate also contributes to the catalytic activity. Density function theory calculation is in good agreement with the experimental result. Purpose: This study aims to develop a regionalized characterization model of water consumption that can delineate what the potential damage receptors are and where they will be. In order to improve local water resources management, assessment results with more accurate spatial information are needed. This model could be used to derive regionalized life cycle assessment (LCA) results, especially for evaluations within a country. Methods: We developed a regionalized characterization model using a watershed-affected matrix and related factors. To construct the watershed-affected matrix, a watershed-affected area (WAA) describing the geographical boundary that will be affected by insufficient water supply from the watershed was proposed as a spatial scale to evaluate the impacts of local water consumption. The model could be performed with input water consumption inventory data carrying watershed scale attributes, and with output damage results carrying local administrative scale attributes. The area of concern (AoC) concept was applied to the model so that water consumption users, such as domestic, agricultural, and industrial sectors, could be used as damage receptor to reveal societal concern about which sector will be influenced due to water depletion. Results and discussion: This regionalized characterization model was tested on the three main watersheds in Taiwan, each representing typical, but different, water-usage features. Sector-wise WAAs of each watershed were constructed, and endpoint characterization factors (CFs) of local water consumption were calculated. The visualization results show the damage distribution of water consumption among the damage receptors, which used to be a single average value at the watershed or national scale. Conclusions: The model with the AoC concept is sufficiently flexible for choosing representative affected users and outcome indicators according to stakeholder preferences. Spatial differentiation and comparable results can also support LCA interpretation with detailed information. A new type of lanthanum‐based high entropy perovskite oxide (HEPO) electrocatalyst for the oxygen evolution reaction is reported. The B‐site lattices in the HEPO consist of five consecutive first‐row transition metals, including Cr, Mn, Fe, Co, and Ni. Equimolar and five non‐equimolar HEPO electrocatalysts are studied for their OER electrocatalytic performance. In the five non‐equimolar HEPOs, the concentration of one of the five transition metals is doubled in individual samples. The performances of all the HEPOs outperform the single perovskite oxides. The optimized La(CrMnFeCo2Ni)O3 HEPO exhibits an outstanding OER overpotential of 325 mV at a current density of 10 mA cm−2 and excellent electrochemical stability after 50 h of testing. The magnetotransport properties of a hybrid InSe/monolayer graphene in a SiC system are systematically studied. Compared to those of its bare graphene counterpart, in InSe/graphene, we can effectively modify the carrier density, mobility, effective mass, and electron–electron (e–e) interactions enhanced by weak disorder. We show that in bare graphene and hybrid InSe/graphene systems, the logarithmic temperature (lnT) dependence of the Hall slope RH = δRxy/δB = δρxy/δB can be used to probe e–e interaction effects at various temperatures even when the measured resistivity does not show a lnT dependence due to strong electron–phonon scattering. Nevertheless, one needs to be certain that the change of RH is not caused by an increase of the carrier density by checking the magnetic field position of the longitudinal resistivity minimum at different temperatures. Given the current challenges in gating graphene on SiC with a suitable dielectric layer, our results suggest that capping a van der Waals material on graphene is an effective way to modify the electronic properties of monolayer graphene on SiC. This article proposes a new necessary condition and the corresponding speedup strategies to the threshold function (TF) identification problem. The state-of-the-art to this identification problem could be very time-consuming when the function-under-identification is a non-TF with the unateness property. The proposed new necessary condition can be seamlessly integrated into this identification algorithm. As compared with the state-of-the-art, the improved identification algorithm with the proposed necessary condition can more effectively and efficiently detect non-TFs. Furthermore, according to the experimental results, the ratio of CPU time overhead in the process of checking the proposed necessary condition for identifying all the 8-input TF is only 0.1%. SAT Attack, CycSAT, and Removal Attack have demonstrated their abilities to break most existing logic locking methods. In this article, we propose a new cyclic logic locking method to invalidate these attacks simultaneously. Our main intention is to create noncombinational cycles to lock a circuit. Specifically, the noncombinational behavior in the noncombinational cycles that is unobservable at the primary outputs (POs) needs to be preserved when the correct key-vector is fed to resist CycSAT, and the noncombinational behavior in the noncombinational cycles affecting POs needs to be preserved when the incorrect key-vector is fed to invalidate SAT Attack. Furthermore, some nodes will be removed when applying our locking method, which is able to defend Removal Attack. The identification of threshold function (TF), which determines whether a Boolean function can be represented by an linear threshold logic gate (LTG) or not, is a fundamental but important task in the theories of threshold logic. In this paper, we propose a more efficient and effective algorithm of TF identification by constructing the system of irredundant inequalities and adjusting the weight assignment comprehensively. This is the first non-ILP-based approach that is able to identify all the eight-input TFs. The experimental results demonstrated that the proposed approach is more effective than all the existing non-ILP-based approaches and the LTGs obtained by the proposed approach are optimal for near 100% cases. Memristor, which is a two-terminal nanodevice, widely used in various fields, e.g., machine learning and neuromorphic systems, has attracted much attention these years. Memristor can also be used to realize an implication logic gate and thus logic circuits. However, the fanouts in a memristor-based logic circuit have some constraints and need to be processed with special care. On the other hand, in addition to the number of memristors, the number of operational pulses is another metric to measure the quality of a memristor-based logic circuit. Hence, in this paper, we propose a synthesis algorithm to deal with the fanout problems in memristor-based logic circuits using implication logic gates for having a minimal number of operational pulses. We conducted experiments on a set of MCNC benchmarks. Efficient processing of skyline queries with partially ordered domains has been intensively addressed in recent years. To further reduce the query processing time to support high-responsive applications, the skyline queries that were previously processed with user preferences similar to those of the new query contribute useful candidate result points. Hence, the answered queries can be cached with both their results and the user preferences such that the query processor can rapidly retrieve the result for a new query only from the result sets of cached queries with compatible user preferences. When caching a significant number of queries accumulated over time, it is essential to adopt effective access methods to index the cached queries to retrieve a set of relevant cached queries for facilitating the cache-based skyline query computations. In this paper, we propose an extended depth-first search indexing method (e-DFS for short) for accessing user preference profiles represented by directed acyclic graphs (DAGs), and emphasize the design of the e-DFS encoding that effectively encodes a user preference profile into a low-dimensional feature point which is eventually indexed by an R-tree. We obtain one or more traversal orders for each node in a DAG by traversing it through a modified version of the depth-first search which is utilized to examine the topology structure and dominance relations to measure closeness or similarity. As a result, e-DFS which combines the criteria of similarity evaluation is able to greatly reduce the search space by filtering out most of the irrelevant cached queries such that the query processor can avoid accessing the entire data set to compute the query results. Extensive experiments are presented to demonstrate the performance and utility of our indexing method, which outperforms the baseline planning techniques by reducing 37 percent of the computational time on average. This study aims at determining the level of depression and suicidal status of adult HIV test-seekers. Of the total enrolled 850 males, almost 50% reported some risk behaviors, 38.9% experienced depression, and 7.2% had suicidal ideation. Subjects with risky sexual behaviors in terms of repeated HIV test, had a history of sexually transmitted disease, engaged in one-night stands, or did not use condoms all the time with causal sexual partners were more likely to have depression. Furthermore, subjects who were bisexual/homosexual, engaged in Internet sex, engaged in one-night stands, or used addictive drugs within the past 6 months were more likely to experience suicidal ideation. The HIV testers are at risk of experiencing depression and suicidal ideation; each is associated with different types of risky sexual behaviors. It is essential for the health authority to further provide mental health services for HIV testers and to draw up an effective strategy in reducing unprotected sexual behaviors. Quantum circuits consist of a cascade of quantum gates. In a physical design-unaware quantum logic circuit, a gate is assumed to operate on an arbitrary set of quantum bits (qubits), without considering the physical location of the qubits. However, in reality, physical qubits have to be placed on a grid. Each node of the grid represents a qubit. The grid implements the architecture of the quantum computer. A physical constraint often imposed is that quantum gates can only operate on adjacent qubits on the grid. Hence, a communication channel needs to be built if the qubits in the logical circuit are not adjacent. In this paper, we introduce a tool called the physical design-aware fault-tolerant quantum circuit synthesis (PAQCS). It contains two algorithms: one for physical qubit placement and another for routing of communications. With the help of these two algorithms, the overhead of converting a logical to a physical circuit is reduced by 30.1%, on an average, relative to previous work. The optimization algorithms in PAQCS are evaluated on circuits implemented using quantum operations supported by two different quantum physical machine descriptions and three quantum error-correcting codes. In this paper, we propose an adaptive reversible steganographic scheme based on the just noticeable distortion (JND). First, the JND value of each cover pixel is calculated using the frequency model of the human visual system (HVS). Then, the prediction value of the cover pixel is acquired by anisotropic interpolation, and also the pixel distribution characteristic is estimated. Finally, whether the cover pixel is embeddable or not is adaptively determined according to the relationship between the prediction error and the JND value. The embedding procedure is based on modifying the prediction error of each cover pixel, and the visual degradation caused by embedding is imperceptible due to the control of JND. Experimental results demonstrate that the proposed scheme provides a greater embedding rate and higher quality of stego image than other methods that have been reported recently. A simplified one-diode one-resistor (1D1R) resistive switching memory cell that uses only four layers of TaN/ZrTiO/Ni/n-Si was proposed to suppress sneak current where TaN/ZrTiO/Ni can be regarded as a resistive-switching random access memory (RRAM) device while Ni/n-Si acts as an Schottky diode. This is the first RRAM cell structure that employs metal/semiconductor Schottky diode for current rectifying. The 1D1R cell exhibits bipolar switching behavior with SET/RESET voltage close to 1 V without requiring a forming process. More importantly, the cell shows tight resistance distribution for different states, significantly rectifying characteristics with forward/reverse current ratio higher than 10 and a resistance ratio larger than 10 between two states. Furthermore, the cell also displays desirable reliability performance in terms of long data retention time of up to 10 s and robust endurance of 10 cycles. ZrTiOx-based metal–insulator–metal (MIM) devices with both-sided, one-sided, and without interfacial layer (IL) were fabricated by employing Ni or TaN as the electrodes to investigate the impact of presence and position of IL on the resistive switching behaviors. The IL plays a critical role in determining the magnitude of SET and RESET voltage since the oxygen vacancies and trapped electrons in the IL modulate the effective electric field in the ZrTiOx. With Ni and TaN as the top and bottom electrode, respectively, devices demonstrate self-compliance and bipolar switching behavior without requiring a forming step. The devices also exhibit great potential for next-generation nonvolatile memory applications because of the promising characteristics such as low dc SET/RESET voltage of 0.9/−0.6 V, tight distribution of device parameters, high switching speed of 200 ns with ±1.3 V, a large memory window of 6000 times, robust endurance up to 106 cycles, and good retention. Quantum computation can solve certain problems much faster than classical computation. However, quantum computations are more susceptible to errors than conventional digital computations. Thus, a fault-tolerant (FT) quantum circuit design is required for a practical implementation. Quantum circuits consist of a cascade of quantum gates. These gates are themselves realized using primitive quantum operations that are supported by the quantum physical machine description (PMD). As different quantum systems are associated with different Hamiltonians, they have different PMDs. In addition, the quantum cost for implementing a quantum operation may differ from one PMD to another. Thus, a quantum logic circuit needs to be realized with and optimized for the set of primitive quantum operations supported by the given PMD. In this paper, an FT quantum logic synthesis (FTQLS) methodology and tool is described for six different PMDs. A methodology, such as this, which can be targeted at multiple PMDs, has not been attempted before, to the best of our knowledge. The input to FTQLS is an unoptimized quantum circuit realized using a set of commonly used gates and its output is an optimized FT quantum circuit that only comprises of primitive quantum operations supported by the given PMD. FTQLS does technology mapping for different PMDs and then converts non-FT circuits to FT circuits. For technology mapping, it utilizes an optimized quantum gate library targeted at various PMDs that decomposes gates into primitive operations. Efficient conversion to FT circuits is done by integrating two quantum compilers and an FT cache table into FTQLS. For improving the synthesis results, an FT set of gates that is directly supported by each PMD is proposed. Quantum circuit optimization is done by utilizing quantum identity rules. The performance of FTQLS is evaluated using two cost metrics: number of primitive operations (#ops) and execution cycles on the critical path (#cycles). Experiment results show that the decrease in #ops varies between 58.1% and 87.0% and in #cycles between 42.8% and 76.4%, on an average, depending on the PMD. [ABSTRACT FROM AUTHOR]

Skin and soft-tissue infections (SSTIs) caused by community-associated methicillin-resistant Staphylococcus aureus (CA-MRSA) have emerged as major health problems throughout the world. Most SSTI CA-MRSA strains produce Panton-Valentine leukocidin (PVL), but its contribution to CA-MRSA pathogenesis is poorly defined. Here, we used an endemic PVL-positive SSTI-causing CA-MRSA strain from Taiwan, together with an isogenic PVL-knockout mutant (Δpvl) and complemented PVL-positive derivative, to evaluate the role of PVL in the pathogenesis of CA-MRSA in the RHEK-1 human keratinocyte cell line and a rabbit skin infection model. We found that both PVL-positive CA-MRSA and isogenic Δpvl strains attached and were engulfed into endosomes of RHEK-1 cells within 1 hour following infection. However, by 2 hours after infection PVL-positive CA-MRSA more effectively disrupted endosomes, escaped into the cytoplasm, and replicated intracellularly. By 6 hours after infection, the PVL-positive strain caused significantly more caspase-dependent keratinocyte apoptosis than the isogenic Δpvl mutant. In the rabbit infection model, 1 week following infection the wild-type strain produced significantly more widespread lesions and cell apoptosis than the isogenic Δpvl mutant. These findings indicate that PVL is an important virulence factor that enables CA-MRSA to produce necrotizing skin infections by allowing the bacteria to escape from endosomes, replicate intracellularly, and induce apoptosis. An amorphous Yb2O3 passivation layer integrated with a crystalline ZrTiO4 film was explored as the advanced gate stack for Ge MOS devices. The ZrTiO 4/Yb2O 3 gate stack demonstrates Dit of 2.4 × 10^11 cm ^-2\cdot\, eV^-1 and EOT down to 0.76 nm which are, respectively, due to the formation of an interfacial YbGeO x layer that well passivates the dangling bonds at Ge surface and the adoption of a crystalline ZrTiO4 film with a κ value of 45.6. The gate stack also shows low leakage current, tight distribution of device parameters, and desirable reliability performance, paving an alternative avenue to develop high-performance Ge MOS devices. Quantum logic circuits consist of a cascade of quantum gates. These gates are realized using primitive quantum operations that are supported by a quantum physical machine description (PMD). Since different quantum systems are associated with different Hamiltonians, a specific quantum operation may be more easily realizable in one quantum system than another. Thus, different quantum systems have different PMDs. Also, the quantum cost for implementing a quantum operation may differ from one PMD to another. Thus, a quantum logic circuit needs to be realized with and optimized for only the set of primitive quantum operations supported by the given PMD. Quantum logic design that can be targeted at multiple PMDs has not been attempted before, to the best of our knowledge. In this paper, we target quantum logic design with respect to the set of primitive quantum operations that are supported by six different PMDs: quantum dot, superconducting, ion trap, neutral atom, and two photonics systems. Our aim is to build a quantum gate library that targets these PMDs. This is akin to a cell library in traditional logic design that enables logic gates to be mapped to cells realizable in an underlying technology. To make our quantum gate library efficient in terms of the number of primitive quantum operations involved and the associated delay, we explore one- and two-qubit quantum identity rules that can help remove redundancies in the quantum gate implementation. We show that, using these identities, each gate in the library can be efficiently mapped to just the set of primitive operations supported by each of the six PMDs. Each mapping results in a different circuit structure and quantum cost, which is measured in terms of the number of primitive quantum operations and the number of execution cycles required. Thus, such a library provides the foundation for quantum logic synthesis, just like a cell library provides the foundation for technology-dependent logic synthesis (i.e., technology mapping) in traditional synthesis. Due to a larger band offset and a higher permittivity compared to Si3N4, Ge3N_4 formed by NH 3 plasma nitridation of an amorphous Ge film was explored in this study as the charge-trapping layer for flash memory devices. As the nitridation time prolongs, memory window and operation speed are improved accordingly. The improvement is inferred to be the increased number of trapping sites and higher permittivity of the charge-trapping layer caused by the introduction of nitrogen atoms. The former is helpful in storing more charges while the latter offers a higher electric field over the tunnel oxide. Memory devices with 180-s NH3 plasma nitridation hold great potential for advanced memory applications because they possess many promising characteristics such as a large hysteresis memory window, high operation speed, robust endurance performance up to 10^5 program/erase (P/E) cycles, and good retention characteristic with 15% charge loss after 10-year operation at 85 °C. Lactobacillus pobuzihii is a novel species which has been previously found in pobuzihi (fermented cummingcordia), a traditional fermented food in Taiwan. However, the lactic acid bacteria (LAB) microflora in pobuzihi has not been studied in detail. In this study, LAB from pobuzihi were isolated, identified, and characterized. A total of 196 LAB were isolated; 79 cultures were isolated from the sample collected from a manufacturing factory, 38 from pobuzihi samples collected from 4 different markets, and 79 from 2 fresh cummingcordia samples. These isolates were characterized phenotypically and then divided into eight groups (A to H) by restriction fragment length polymorphism analysis and sequencing of 16S ribosomal DNA. Lactobacillus plantarum was the most abundant LAB found in most samples during the fermentation of pobuzihi. On the other hand, Enterococcus casseliflavus and Weissella cibaria were, respectively, the major species found in the two fresh cummingcordia samples. A potential novel species or subspecies of lactococcal strain was found. In addition, seven L. plantarum and five W. cibaria strains showed inhibitory activity against the indicator strain Lactobacillus sakei JCM 1157. An amorphous (ZrO_2) _x(La _2O_3) 1-x alloy formed by depositing a ZrO _2/La_2O _3/ZrO_2 laminate and a subsequent annealing was employed as the gate dielectric for metal-oxide-semiconductor (MOS) devices. The (ZrO_2) _x(La_2O_3)1-x alloy is found to have a high permittivity κ of 26.2 with negligible amount of bulk traps, both of which are very desirable for advanced gate dielectrics. By integrating the (ZrO_2)_x(La _2O_3) 1-x alloy with an SiON interfacial layer as the gate stack, it displays good frequency dispersion in capacitance–voltage (C –V) characteristics and low interfacial trap density of 1.52 × 10^11 cm^-2 eV^-1. In addition, the current conduction mechanism of the gate stack is observed to be Fowler–Nordheim tunneling and the leakage current of 3.6 × 10^-6 A/cm^2 at the gate voltage of −1 V for equivalent oxide thickness of 1.1 nm can be achieved, which is superior to other high-κ dielectrics. Furthermore, satisfactory reliability is verified by bias temperature instability measurement. Most importantly, this gate stack not only exhibits a promising perspective for advanced CMOS technology but introduces a more reliable process to form an alloy-based high-κ gate dielectric. High entropy oxides (HEOx) are novel materials, which increase the potential application in the fields of energy and catalysis. However, a series of HEOx is too novel to evaluate the synthesis properties, including formation and fundamental properties. Combining first-principles calculations with machine learning (ML) techniques, we predict the lattice constants and formation energies of spinel-structured photocatalytic HEOx, (Co,Cr,Fe,Mn,Ni)3O4, for stoichiometric and non-stoichiometric structures. The effects of site occupation by different metal cations in the spinel structure are obtained through first-principles calculations and ML predictions. Our predicted results show that the lattice constants of these spinel-structured oxides are composition-dependent and that the formation energies of those oxides containing Cr atoms are low. Pyogenic liver abscess (PLA) is a major life-threatening disease with varied clinical features. This study aimed to determine predictors of mortality in patients with PLA using criteria determined upon admission. We retrospectively examined the data of 324 hospitalized adults in whom liver abscesses were confirmed using abdominal ultrasound and/or computed tomography. The relationship between various risk factors was assessed using multivariate analysis. A total of 109 (33.6%) patients were admitted to the intensive care unit (ICU). The overall mortality rate was 7.4% and was higher among ICU patients than non-ICU patients (21.1% vs. 0.5%, p < 0.001). PLA patients with an Acute Physiology and Chronic Health Evaluation (APACHE) II score ≥18 had a 19.31-fold increased risk, and those with concomitant infections had a 34.33-fold increased risk of 30-day mortality according to multivariate analysis. The estimated area under the receiver operating characteristic curve for predicting 30-day mortality revealed that APACHE II score ≥18 (sensitivity of 75% and specificity of 84%, p < 0.0001) had better discriminative power than Sequential Organ Failure Assessment (SOFA) ≥6 (sensitivity of 81% and specificity of 66%, p < 0.0001). APACHE II has shown better discrimination ability than SOFA in predicting mortality in PLA patients. Ge MOS devices passivated by SmGeOx with equivalent oxide thickness of 0.61 nm were employed as the platform to evaluate the eligibility of SmGeOx as Ge surface passivation layer. The SmGeOx layer was formed by deposition of Sm2O3 on Ge substrate with a subsequent O2 annealing and the formation of SmGeOx was confirmed by X-ray photoelectron spectroscopy. The tiny frequency dispersion in capacitance measurement and a low interface trap density of 5.1\times 10^11~cm^-2eV^-1 near midgap attest to desirable passivation effect and it can be ascribed to Sm-Ge-O bonding, which is favorable in mitigating dangling bonds at Ge surface. In addition, the small hysteresis in capacitance also suggests good quality of bulk dielectric. Due to the small amount of bulk traps and large conduction band offset with respect to Ge, it enjoys low leakage current of 0.36 A/cm^2 at gate bias of Vfb (flatband voltage)-1 V. Through the test of bias temperature instability, the passivation layer demonstrates reasonable reliability performance in terms of 65-mV flatband voltage shift at 85^\circC after stressing with -16~MV/cm for 1000 s. TaN/ZrTiOx/Pt metal-insulator-metal structure was employed as the platform to evaluate the eligibility for antifuse one-time programmable (OTP) memory applications, and the impact of O2 plasma on device performance was also discussed. Owing to the oxygen radicals that enhance the dielectric integrity, the voltage for state switching increases with O2 plasma treatment. Memory cells without plasma treatment demonstrate promising characteristics for OTP memory applications in terms of a low dc switching voltage of 2 V, high programming speed of 60 ns, high read endurance up to 10^6 reading cycles, and desirable retention time and low switching power density of 6.4 mW/cm^2. Perovskite-based BaZry\rm Ti1-y\rm O3 (BZTO) (y=0.6) with partial crystallization has been found to possess a rather high-\kappa value of 48.6 and positive quadratic voltage coefficient of capacitance (VCC). Through stacking BZTO and ZrTiOx as laminate dielectric, metal–insulator–metal capacitors using VCC canceling effect advance frontiers by exhibiting a record-low VCC of 14 ppm/V^2 at the capacitance of 13.4 fF/\mum^2, low dielectric loss tangent <0.01, and low leakage current of 7.5\times 10^-9~A/cm^2 at -1~V. With constant voltage stress at 2.5 V for 1000 s, degradation in leakage current <30\% is observed. In addition, excellent reliability of 0.89% capacitance change against stress up to a projected of 10 years is also achieved. In this letter, ZrLaOx/\rm ZrTiOx/ZrLaOx laminate is employed as the platform for investigating the effects of plasma nitridation on the electrical performance and reliability of metal–insulator–metal capacitors. After plasma nitridation of ZrTiOx, the capacitance density and quadratic voltage coefficient of capacitance (VCC-\alpha) degraded slightly to 14.38 fF/\mum^2 and 68 ppm/V^2. These results meet the International Technology Roadmap for Semiconductors requirements for implementation in 2020. The major benefits of plasma nitridation are the enhanced performance of the electrical characteristics and reliability. The process reduces leakage current by a factor of 32.8, and improves stress-induced leakage current by a factor of 10.6. In addition, near frequency-independent capacitance is achieved after stressing at 2.5 V for 1000 s, and a desirable reliability of 0.27% capacitance change after a 10-year operation under 2.5-V stress is attained. Metal–insulator–metal (MIM) capacitors with \ZrLaOx \/ZrTiOx\/ZrLaOx laminate as the insulator were explored in this work. Single \ZrTiOx dielectric was found to have a negative quadratic voltage coefficient of capacitance (VCC-\alpha) with a high \kappa value of 22.5. By integrating this dielectric with \ZrLaOx which provides a positive VCC- \alpha and a high \kappa value of 25.8, the “canceling effect” of VCC- \alpha can be achieved while a high capacitance density can be maintained. MIM capacitors with the laminated structure display desirable characteristics in terms of a capacitance density of 14.6 \fF/\mu\m^2, a low VCC- \alpha of 33 \ppm/V^2, negligible frequency dispersion, and satisfactory leakage current of \1.6 \times \10^-6\ \A/cm^2 at -1.5 V. Resistive random access memory (RRAM) cells with a thin oxygen-deficient \ZrTiOx film topped by a Ti oxygen-gettering layer and a Pt electrode were fabricated on n-Ge layer, and the switching mechanism, as well as electrical characteristics, was explored. The RRAM cells demonstrate a stable bipolar switching behavior without the requirement of a forming process. Because of the existence of a larger amount of interface traps which would trap carriers and help build a favorable electric field for the drift of oxygen vacancies, the RRAM cells possess lower SET and RESET voltages compared to those fabricated on n-Si layer. With many promising properties such as a large sensing margin of 300 times, a high operation speed of 250 ns, a robust endurance of \10^5\ \cycles, and a long data retention time of up to 10 years, the \ZrTiOx-based RRAM cells exhibit a promising perspective as nonvolatile memory devices for Ge-based technology. Because of a higher permittivity than \Al2\O3, a large conduction band offset and high thermal stability, a thin amorphous \Yb2\O3 layer was integrated with a \ZrTiO4 film as the gate stack for advanced Si MOS devices. With 800 ^\circ\C annealing, the \ZrTiO4 film can be crystallized in orthorhombic phase with permittivity of 45.9 and a gate stack with equivalent oxide thickness of 0.86 nm can be achieved. This crystalline \ZrTiO4/\Yb2\O3 gate stack demonstrates negligible frequency dispersion in capacitance, low interface trap density of \1.86 \times \10^11\ \cm^-2\eV^-1 , leakage current of \6.7 \times \10^-6\ \A/cm^2 at gate bias of flatband voltage (VFB)-1\ \V, and high extrapolated 10-year lifetime operating voltage of -2.9 V. Metal–insulator–metal (MIM) capacitors with crystalline- \TiO2/\SiO2 stacked dielectric are explored in this letter. The crystalline \TiO2 possesses a high permittivity while the \SiO2 provides a negative quadratic voltage coefficient of capacitance (VCC\-\alpha) to cancel out the positive VCC\-\alpha from the crystalline \TiO2. These desirable properties render MIM capacitors with high performance in terms of a capacitance density of 11.9 \fF/\mu\m^2 with a VCC\-\alpha of 90 \ppm/V^2. With additional \N2 plasma treatment on the crystalline \TiO2, because of the effective passivation of grain-boundary-related defects and, consequently, a lower leakage current by a factor of 50, the VCC\-\alpha can be further lowered to 30 \ppm/V^2 with slight degradation in capacitance density to 11.2 \fF/\mu\m^2, which well meets the requirement in 2018 set by ITRS. CF4 plasma treatment on germanium (Ge) surface is proposed in this work to alleviate the strong Fermi level pinning between metal/Ge, and its effectiveness is also explored for n- and p-type Ge wafers. It is found that samples with CF4 plasma treatment reveal conduction behavior transition between Schottky and ohmic characteristics, a metal-work-function-dependent Schottky barrier height as well as modulated contact resistance, and these results confirm the depinning of Fermi level. This depinning can be explained by the effective capability in passivating dangling bonds at Ge surface through fluorine atoms and the formation of Ge-F binding with partial ionic property, both of which are helpful in decreasing the number of surface states and consequently release the pinning effect. Metal-insulator-metal (MIM) capacitors with single \TiO2 and a \TiO2/\Y2\O3 stack as an insulator are explored in this letter. It is found that, at the process temperature higher than 400 ^\circ\C, \TiO2 MIM capacitors demonstrate a high capacitance density at the price of an unacceptably high leakage current and voltage coefficient of capacitance (VCC). On the other hand, with the process temperature of 500 ^\circ\C, \TiO2/\Y2\O3 MIM capacitors display desirable characteristics in terms of a large capacitance density of 32.2 \fF/\mu\m^2, a low VCC of 3490 \ppm/ \V^2, small frequency dispersion, and a low leakage current of \4.5\! \times\! \10^-9\ \A/\cm^2 at -1 V. The \Y2 \O3 film not only provides a high dielectric–electrode band offset but also possesses high thermal stability against crystallization; both are important to suppress leakage current. In addition, the \Y2\O3 film prevents a \TiO2 film from crystallization at 500 ^\circ\C due to the increased entropy caused by incorporated Y atoms, and the amorphous \TiO2 film offers a high \kappa value to achieve a large capacitance density without sacrificing leakage current and VCC. \SnGeOx films formed by thermal oxidation of Sn/Ge and \SnGex/\Ge structures were confirmed by X-ray photoelectron spectroscopy and explored to investigate the capability of passivation for Ge MOS devices. It is found that Sn incorporation into germanium oxide is effective in suppressing the formation of volatile GeO. For \SnGeOx films formed by oxidation of \SnGex/\Ge structures, due to fewer dislocations between \SnGex and Ge, it enjoys an interface trap density of \2.1 \times \10^11\ \cm^-2 \cdot \eV^-1, which is lower than those oxidized from Sn/Ge structures. Furthermore, the films also demonstrate desirable electrical characteristics in terms of tiny frequency dispersion and small hysteresis in capacitance measurement, a low leakage current of \9.3 \times \10^-10\ \A/cm^2 at a gate voltage of -1 V with an effective oxide thickness of 3.6 nm, and a good bias temperature instability of 15-mV flatband voltage shift at 85 ^\circ\C after 12.5 MV/cm stress for 1000 s.
