${p}$ -channel GaN field-effect transistors (FETs) with a SiNx/GaON gate stack have been demonstrated with enhanced stability within a wide range of voltage bias and temperature. In this letter, the gate leakage characteristics and reliability of this unconventional staggered gate stack are investigated. At relatively low gate voltages, the gate current is suppressed owing to the buried-channel structure and the presence of GaON that presents an effective hole barrier. With more negative gate biases, the gate leakage was found to be dominated by the transport of holes that spillover from the ${p}$ -channel through the SiNx via Poole-Frenkel emission. Based on this gate leakage mechanism at large gate bias, $\sqrt {{\mathrm {E}}} $ model was used for gate lifetime prediction. The maximum applicable ON-state gate voltage of −7.3 V is obtained for a 10-year lifetime with a 1% gate failure rate. [ABSTRACT FROM AUTHOR]

With a switching drain bias, the gate reliability of Schottky-type ${p}$ -GaN gate high-electron-mobility transistors (HEMTs) under AC positive gate bias stress has been systematically investigated. The mean-time-to-failure (MTTF) under such application-relevant stress is found to be prolonged compared to that extracted from static and AC gate bias stress tests with the absence of a switching drain bias and exhibits positive coefficients with frequency and OFF-state drain bias (${V} _{\text {DSQ}}$). Such results can be explained by the drain-induced hole insufficiency in the gate stack at large ${V} _{\text {DSQ}}$ , a physical mechanism that results in elevated energy band at ON-state when ${V} _{\text {DSQ}}$ is just switched to low voltage. This non-equilibrium transient status could suppress injection of electrons from the 2DEG channel to the ${p}$ -GaN gate, which in turn substantially weakens the hot-electron’s generation in the depleted ${p}$ -GaN layer and the subsequent bombardment to the gate-metal/ ${p}$ -GaN interface, and thus prolongs the gate lifetime. A cost-effective engineered bulk silicon (EBUS) substrate technology is presented, featuring p-n junction implemented on bulk Si substrates using mainstream ion implantation and thermal annealing processes. Standard p-GaN/AlGaN/GaN heterostructures are successfully grown on the EBUS substrate and used to fabricate 200-V enhancement-mode p-GaN gate HEMTs. By creating deep trenches in the EBUS substrate to isolate the local P+ silicon regions underneath the high-side (HS) and low-side (LS) power switches, adverse effects (e.g., back-gating and dynamic ON-resistance degradation) in the use of conventional bulk Si substrate are all eliminated. The mechanism of crosstalk suppression in the GaN-on-EBUS platform is revealed in comparison with conventional GaN-on-Si platform and verified by a series of designed tests. [ABSTRACT FROM AUTHOR]

The high-speed superiority of GaN power devices with silicon-based peripheral circuits is not yet fully leveraged, mainly due to the parasitic inductance of interconnections. In this article, we demonstrate a GaN-based gate driver with an overcurrent (OC) protection circuit and an undervoltage lockout (UVLO) circuit on a p-GaN gate power HEMT platform. The gate driver features a rail-to-rail output voltage, suppressed gate ringing, and tunable driving speed, all of which are highly desired in high-efficiency and high-speed GaN power systems. To offer timely but reliable protections, the OC protection and UVLO circuit are designed with reference to the switching speed and the threshold voltage of GaN power devices. The OC protection is implemented with a separated sensing branch and blanking time controller, and the response time to an OC event is reduced to 10 ns after the blanking time. The UVLO circuit has a fixed hysteresis of 0.5 V, and its threshold voltage is especially tailored for the GaN integrated circuits. [ABSTRACT FROM AUTHOR]

In this article, the impacts of the off-state gate bias (VGS,OFF) on dynamic on-resistance (RON) are systematically investigated in commercial Schottky-type p-GaN Gate high-electron-mobility transistors. Double-pulse tester and pulsed I–V system are adopted to evaluate the dynamic RON with various off-state gate and drain bias (VDS,OFF) under hard- and soft-switching conditions. More negative VGS,OFF can aggravate the dynamic RON degradation under both soft- and hard-switching, especially when switching with a high VDS,OFF. The impacts of VGS,OFF on switching transients and off-state stress are investigated separately to reveal the underlying mechanisms, which are found to be associated with the generation and movements of holes. The off-state gate bias of the voltage-driving scheme needs to be carefully considered according to the identified mechanisms in terms of dynamic on-resistance degradation. [ABSTRACT FROM AUTHOR]

Enhancement-mode (E-mode) p-channel gallium nitride (GaN) field-effect transistors (p-FETs) are essential components for GaN-based complementary logic circuits. For the ease of integration with n-FETs, they could be fabricated on the commercial p-GaN gate high-electron-mobility-transistor (HEMT) platform, on which the two-dimensional electron gas at the AlGaN/GaN hetero-interface is completely depleted in as-grown epi-structures. However, under the gated region where p-GaN is recessed and depleted at thermal equilibrium, a parasitic electron channel (PEC) could appear at the AlGaN/GaN interface. This Letter reports experimental investigations on the PEC with specifically designed structures, confirming that the PEC does exist but imposes limited impacts on electrical characteristics of p-FETs. When connected with an external contact, the PEC could act as a back gate to modulate the overlaying p-channel. If isolated from external contacts, which is the case of p-FETs under normal operations, electrons in the PEC would redistribute under the active region of p-FETs in the horizontal direction (i.e., parallel to the surface) under different biases but are mostly confined near the AlGaN/GaN interface in the vertical direction (i.e., perpendicular to the surface). GaN ${p}$ -channel field-effect transistors (${p}$ -FETs) are essential components for implementing the energy-efficient complementary logic circuitry for monolithic GaN power integration. This letter reports the threshold voltage (${V}_{\mathrm {TH}}$) instability of ${p}$ -channel GaN MOSFETs with Al2O3 as the gate dielectric. When the gate-to-source bias sweeps toward the negative direction, the ${V}_{\mathrm {TH}}$ exhibits a shift toward more negative values. The impacts of such ${V}_{\mathrm {TH}}$ instability on GaN complementary logic circuits are characterized using logic inverters and ring oscillators. It is shown that impacts on circuit functions are limited with an operating voltage swing below 5 V. The dynamics of the intrinsic threshold voltage (VTH) shift in 650-V Schottky-type p-GaN gate HEMT under high-frequency switching is investigated by a bootstrap voltage clamping circuit in which the GaN HEMT serves as the key bootstrapping device. This new testing setup covers a wide range of OFF-state drain bias (VDSQ) up to 400V, a short OFF-to-ON (or stress-to-sense) delay (Tdelay) of 60ns, and a high switching frequency (ƒsw) up to 2MHz. The dynamic VTH’s dependences on VDSQ and ƒsw are characterized by this testing setup. A higher VDSQ (up to 400V) results in a larger dynamic VTH shift (Δ VTH). The Δ VTH exhibits a gradually increasing trend under the continuous high-frequency switching mode. In addition, after continuous switching operation for 200 μs, the maximum Δ VTH shows no ƒsw dependence with a wide range of frequency from 50kHz to 2MHz. [ABSTRACT FROM AUTHOR]

A dual-gate superjunction insulated gate bipolar transistor (IGBT) (DG-SJ-IGBT) is proposed and studied with numerical TCAD simulations. The new structure utilizes the superjunction structure as a controlling port for the strength of conductivity modulation inside the IGBT, so that a low VON is obtained by a strong conductivity modulation during ON-state and a near-unipolar turn-off is achieved by removing the minority carriers before the turn-off event. For this purpose, the p-pillar in the DG-SJ-IGBT is connected to the p-body using a built-in p-channel MOSFET. The primary gate and the auxiliary gate (i.e., gate of p-MOSFET) are controlled by two separate driving signals. In the IGBT’s ON-state, the p-MOSFET disconnects the p-pillar, enabling full conductivity-modulated bipolar conduction and a consequent low VON. As a well-known issue, conductivity modulation is accompanied by significant additional turn-off loss (EOFF). To overcome this issue, the DG-SJ-IGBT takes advantage of the p-pillar which extends through the entire drift region. Before the IGBT’s turn-off event, the p-MOSFET electrically grounds the p-pillar to the p-body. The grounded p-pillar serves as a hole extractor, suppresses the minority carrier density throughout the depth of the drift region, and brings the device into a near-unipolar conduction mode. The drain induced dynamic threshold voltage (${V}_{\textrm {th}}$) shift of a ${p}$ -GaN gate HEMT with a Schottky gate contact is investigated, and the underlying mechanisms are explained with a charge storage model. When the device experiences a high drain bias ${V}_{\textrm {DSQ}}$ , the gate-to-drain capacitance (${C}_{\textrm {GD}}$) is charged to ${Q}_{\textrm {GD}}$ (${V}_{\textrm {DSQ}}$). As the drain voltage drops to ${V}_{\textrm {DSM}}$ where ${V}_{\textrm {th}}$ is measured, ${C}_{\textrm {GD}}$ is expected to be discharged to ${Q}_{\textrm {GD}}$ (${V}_{\textrm {DSM}}$). However, the metal/ ${p}$ -GaN Schottky junction could block the discharging current, resulting in storage of negative charges in the ${p}$ -GaN layer. For the device to turn on, additional gate voltage is required to counteract the stored negative charges, resulting in a positive shift of ${V}_{\textrm {th}}$. The dynamic ${V}_{\textrm {th}}$ shift is an intrinsic and predictable characteristic of the ${p}$ -GaN gate HEMT which is linearly correlated with $\Delta \!{Q}_{\textrm {GD}}={Q}_{\textrm {GD}}$ (${V}_{\textrm {DSQ}}$) $- {Q}_{\textrm {GD}}$ (${V}_{\textrm {DSM}}$). The ${V}_{\textrm {th}}$ shift is dependent on ${V}_{\textrm {DSQ}}$ as well as ${V}_{\textrm {DSM}}$ , indicating that the ${V}_{\textrm {th}}$ shift is varying along the load line during a switching operation. A systematic analytical investigation of the charge distribution and gate control of the normally-off GaN double-channel MOS-HEMT (DC-MOS-HEMT) is presented in this paper. Compared to conventional GaN MOS-HEMT, the DC-MOS-HEMT features a thin AlN insertion layer (AlN-ISL) below the original two dimensional electron gas (2DEG) channel, thus forming a second channel at the interface between AlN-ISL and the underlying GaN. This paper reveals the impact of the AlN-ISL on the 2DEG distribution and the gate control of the channels. The sensitivity of ${V}_{\text {th}}$ against the recess depth is also analytically studied and is found to be nearly independent of the recess depth as long as the recess is terminated in the upper channel layer. The analytical results are well supported by numerical device simulations, and the physical mechanisms behind these findings are explained along with the analytical investigations. A p-type shield region (p-shield) under the gate trench is typically adopted in a SiC trench MOSFET for achieving a lower oxide field and reverse transfer capacitance ( Crss) . This paper comparatively studies the effects of a grounded p-shield and a floating p-shield. Device simulations using Sentaurus TCAD are carried out in this paper to reveal the devices’ internal dynamics. The floating p-shield can effectively reduce the OFF-state oxide field as a grounded p-shield does, without degrading its static performance. However, after being switched from the OFF-state, the ON-state oxide field in the trench MOSFET with a floating p-shield (FS-MOS) is dramatically elevated. Compared with the trench MOSFET with a grounded p-shield, the FS-MOS also exhibits a higher C{{\text {rss}}} and a consequently slower switching speed. Furthermore, the FS-MOS exhibits a degradation of dynamic R{ \mathrm{ON}} during switching operation. A charge storage mechanism is then presented to explain the dynamics in FS-MOS. Upon a high V{{\text {DS}}} , holes are emitted from the floating p-shield when the parasitic p-n-p structure consisting of p-shield, p-body, and n-region between them is punched through, leaving negative charges in the floating p-shield even when the high V{{\text {DS}}} is removed. High quality Al2O3 film grown by atomic layer deposition (ALD), with ozone (O3) as oxygen source, is demonstrated for fabrication of normally-off AlGaN/GaN metal-insulator-semiconductor high-electron-mobility transistors (MIS-HEMTs). Significant suppression of Al-O-H and Al-Al bonds in ALD-Al2O3 has been realized by substituting conventional H2O source with O3. A high dielectric breakdown E-field of 8.5 MV/cm and good TDDB behavior are achieved in a gate dielectric stack consisting of 13-nm O3-Al2O3 and 2-nm H2O-Al2O3 interfacial layer on recessed GaN. By using this 15-nm gate dielectric and a high-temperature gate-recess technique, the density of positive bulk/interface charges in normally-off AlGaN/GaN MIS-HEMTs is remarkably suppressed to as low as 0.9 x 1012cm-2, contributing to the realization of normally-off operation with a high threshold voltage of +1.6 V and a low specific ON-resistance RON,sp of 0.49 mΩ cm². In this paper, we report the device performance of a high-voltage normally off Al2O3/GaN MOSFET on the Si substrate. Normally off operation is obtained by multiple cycles of O2 plasma oxidation and wet oxide-removal gate recess process. The recessed normally off GaN MOSFET with 3 \mum gate-drain distance exhibits a maximum drain current of 585 mA/mm at 9 V gate bias. The threshold voltage of the MOSFET is 2.8 V with a standard derivation of 0.2 V on the sample with an area of 2 \,\times\, 2 {\rm cm}^{2} . The gate leakage current is below 10^{-6}~{\rm mA}/{\rm mm} during the whole gate swing up to 9 V and the I{\scriptstyleON}/I{\scriptstyle OFF} ratio is larger than 10^{9} , indicating the good quality of Al2O3 gate insulator. The MOSFET with 10 \mum gate-drain distance shows a three terminal OFF-state breakdown voltage (BV) of 967 V at zero gate-source bias with a drain leakage current criterion of 1 \muA/mm . The specific ON-resistance $(R_{{{\scriptstyle {\rm ON}}},{\rm SP}}) of the device is 1.6 m\Omega\,\cdot\,cm^2 and the power figure of merit (BV^2/R{{\scriptstyle ON},SP}) is 584 MW/cm^2 . We experimentally demonstrate a high-voltage low-standby power startup circuit for powering up the off-line switched-mode power supply (SMPS) during the startup period by exploiting monolithically integrated enhancement/depletion-mode metal–insulator–semiconductor high electron mobility transistors (E/D-mode MIS-HEMTs) fabricated on a GaN-on-Si power device platform. The E/D-mode MIS-HEMTs exhibit a threshold voltage of +1.2 and -11~V, respectively. The high-voltage D-mode device used in the demonstration features an OFF-state breakdown voltage of 640 V and a safe operating area with a thermal limitation of 11.6 W/mm, whereas the low-voltage E-mode device features a source-gate breakdown voltage of 98 V, satisfying the requirement of the startup circuit. In this paper, a surface potential-based terminal charge and capacitance model, including parasitic components for AlGaN/GaN HEMTs is developed. First, by solving the charge control equations, the sheet charge density in the channel is modeled with a close-form expression. Then, using this result, based on the surface potential definition, the intrinsic terminal charges and capacitances are derived consistently with current model. Finally, by introducing parasitic components, the capacitances for the full structure of the HEMT devices are given. The model is evaluated step-by-step with good agreements compared with the TCAD simulations and the experimental data. Meanwhile, the effects of bulk traps and surface traps in the capacitances are analyzed. In this paper, we investigate the enhancement-mode (E-mode) LaLuO3 (LLO)-AlGaN/GaN metal-insulator-semiconductor high-electron mobility transistors (MIS-HEMTs) fabricated using fluorine (F) plasma ion implantation with a gate-dielectric-first planar process. The E-mode MIS-HEMTs exhibit a threshold voltage (VTH) of 0.6 V, a peak transconductance of \sim193~mS/mm, a small hysteresis of 0.04 V in linear region characterized by a pulse-mode current-voltage measurement, and significantly suppressed current collapse under high-drain-bias switching conditions. X-ray photoelectron spectroscopy and secondary ion mass spectrometry analyses manifest that the negatively charged F ions penetrating into the (Al)GaN barrier layer serve as the primary VTH modulation mechanism, whereas the F ions in the fluorinated LLO film form chemical bonds with La/Lu atoms and become charge-neutral. The suppressed current collapse is verified as an advantageous byproduct of the F plasma ion implantation that also fluorinated the SiNx sidewalls in the vicinity of the gate electrode, and therefore, suppress electron injection to the gate-drain access region. In this letter, 600-V normally-OFF SiNx/AlGaN/GaN metal–insulator–semiconductor high-electron-mobility transistor (MIS-HEMT) is reported. Normally-OFF operation and low OFF-state gate leakage are obtained by using fluorine plasma ion implantation in conjunction with the adoption of a 17-nm SiNx thin film grown by plasma-enhanced chemical vapor deposition as the gate insulator. The normally-OFF MIS-HEMT exhibits a threshold voltage of +3.6~V, a drive current of 430 mA/mm at a gate bias of 14 V, a specific ON-resistance of 2.1 m\Omega\cdotcm^2 and an OFF-state breakdown voltage of 604 V at a drain leakage current of 1 \muA/mm with VGS=0~\rm V, and the substrate grounded. This letter reports a normally-OFF Al2O3/GaN gate-recessed MOSFET using a low-damage digital recess technique featuring multiple cycles of plasma oxidation and wet oxide removal process. The wet etching process eliminates the damage induced by plasma bombardment induced in conventional inductively coupled plasma dry etching process so that good surface morphology and high interface quality could be achieved. The fully recessed Al2O3/GaN MOSFET delivers true enhancement-mode operation with a threshold voltage of +1.7~V. The maximum output current density is 528 mA/mm at a positive gate bias of 8 V. An effective passivation technique for AlGaN/GaN high-electron-mobility transistors (HEMTs) is presented. This technique features an AlN thin film grown by plasma-enhanced atomic layer deposition (PEALD). With in situ remote plasma pretreatments prior to the AlN deposition, an atomically sharp interface between ALD-AlN and III-nitride has been obtained. Significant current collapse suppression and dynamic ON-resistance reduction are demonstrated in the ALD-AlN-passivated AlGaN/GaN HEMTs under high-drain-bias switching conditions. We present the first AlGaN/GaN tunnel-junction FETs (TJ-FETs) featuring a metal–2-D-electron-gas (2DEG) Schottky tunnel junction at the source. The control of the source-to-drain current flow is realized through a gate-controlled tunnel junction instead of a gate-controlled 2DEG channel. The TJ-FETs exhibit normally off operation (Vth = +\1.35\ \V) in an otherwise normally on as-grown sample. The unique high-density 2DEG in AlGaN/GaN heterostructures enables the formation of a Schottky tunnel barrier with nanometer-scale barrier thickness even with a large Schottky barrier height (e.g., \sim0.8 eV). In the off state, the source Schottky junction provides natural reverse-blocking capability, resulting in significant leakage reduction and low off-state current. A drive current of 326 mA/mm, a high ION/IOFF ratio (\10^10), and a low subthreshold swing (89 mV/dec) are obtained. [ABSTRACT FROM PUBLISHER]
