3. Results on MOVPE SiGeSn deposition for the monolithic integration of III-V and IV elements in multi-junction solar cells

Abstract

In order to produce a step forward towards the monolithic integration of III-V and IV compounds in multijunction solar cells, a first assessment of SiGeSn deposition in a metal organic vapour phase epitaxy (MOVPE) chamber also used for III-V growth has been carried out. The study brings insights on several aspects of the MOVPE SiGeSn growth in order to get a better control of SiGeSn composition and to obtain epitaxial layers with improved morphology. In particular, it is shown that the gas source Si2H6 is more influenced by the growth temperature compared to GeH4 and SnCl4, moreover, its competition with SnCl4 makes it difficult to incorporate Si in SiGeSn, as SnCl4 partial pressure is increased. SiGeSn morphology is shown to be strongly dependent on temperature, As carry-over and growth rate. A new growth model is introduced in order to explain the importance of the adatom bond lengths in inhibiting tin segregation when SiGeSn is grown at relatively high growth temperatures (>480 °C). In order to investigate the photovoltaic behaviour of SiGeSn, a single-junction GaAs/InGaP/SiGeSn/Ge functional device has been manufactured and characterized by external quantum efficiency (EQE) and current-voltage measurements. The experimental and the simulated EQE show the higher absorption coefficient of SiGeSn with respect to Ge, which allows using SiGeSn layers with a thickness three times lower than Ge to produce the same photovoltaic current.

Abstract

In this paper we report on the single stage deposition of CuInxGa1−xSe2 (CIGS)-based bifacial solar cells on glass coated with Fluorine-doped Tin Oxide (FTO) or Indium Tin Oxide (ITO) by single-stage low-temperature (250 °C) pulsed electron deposition (LTPED). We show that the mechanism of Sodium incorporation during the low-temperature deposition of CIGS on both FTO and ITO leads to the formation of a stable n+/p+ ohmic tunnel junction and photovoltaic efficiencies exceeding 14% can be obtained without any intentional bandgap grading of CIGS. The significant degradation of the cell fill factor with decreasing CIGS thickness is found to be related to the presence of craters left behind by micro-fragments of CIGS target, which are weakly incorporated in the film during the LTPED growth and removed during the subsequent process steps. Evidence is also presented that the low-temperature deposition of CIGS on ITO leads to the formation of a Ga-rich CIGS layer at the interface and to an unintentional compositional grading propagating towards the active region of the solar cells. The defects associated with this grading may be responsible for the loss in FF and Voc with respect to the cells deposited on FTO and Mo back contacts.

Abstract

The Multijunction (MJ) monolithic approach is very attractive for a competitive concentrating photovoltaic (CPV) technology; it has been successfully applied for InGaP/GaInAs/Ge triple-junction structures but it is more difficult to be exploited for manufacturing 4-junction solar cells, in particular when III-V and IV elements are both used. So far, the integration of the 1 eV SiGeSn material in the lattice-matched InGaP/GaInAs/Ge triple-junction structure has required the utilization of two different growth apparatus, nearly losing the economic advantage of the monolithic architecture, owing to the related higher capital expenditure. The central technical challenge for realizing InGaP/GaInAs/SiGeSn/Ge solar cell at low cost, with an industrial approach, lies in the growth of III-V and IV elements in the same MOVPE equipment, by solving the “cross contamination” problem among the III-V elements and the IV elements. In this contribution, for the first time, the results of the investigation concerning the growth of SiGe(Sn) and III-V compounds in the same MOVPE growth chamber are presented. The epitaxial layers have been characterized by XRD, SEM, TEM, EDX, SIMS and ECV profiling. It is eventually shown that by starting from a modification of the MOVPE equipment and by setting up proper growth condition the contamination of III-V elements in IV based materials can be drastically reduced from 1020 cm−3 to 2*1017 cm−3, while the contamination of IV elements in III-V compounds can be reduced from 4-5*1017cm−3 to 6*1016 – 3*1014 cm−3 depending on the substrate used.The Multijunction (MJ) monolithic approach is very attractive for a competitive concentrating photovoltaic (CPV) technology; it has been successfully applied for InGaP/GaInAs/Ge triple-junction structures but it is more difficult to be exploited for manufacturing 4-junction solar cells, in particular when III-V and IV elements are both used. Abstract

Single-crystalline InGaAs/GaAs semiconductor micro/nanotubes have been obtained by the strain-driven self-rolling mechanism. This approach combines the advantages of bottom-up (epitaxial growth) and top-down (postgrowth processing) techniques, offering an exceptional opportunity to realize complex three-dimensional nanoarchitectures by using conventional photolithography and wet-etching processes. The method employed to obtain micro/nanotubes with selected orientation and length is described in detail. By means of high-resolution scanning electron microscopy characterization, we show a clear shape difference between single-wall and multiwalls tubes and we discuss it on the basis of strain release, taking into account also possible shape deformations induced during micro/nanotubes drying. We analyse the In-segregation profile in the nominal In0.20Ga0.80As/GaAs bilayer and we show its effect on the actual diameter of the tubes, concluding that a more accurate description of the structure should consider an In0.20Ga0.80As/In0.10Ga0.90As/GaAs trilayer. This work will be useful to set up reliable methodologies for the realization of strain-driven micro/nanotubes with controlled properties, necessary for their implementation in a large number of application fields.

Abstract

Many galactic and extragalactic astrophysical sources are currently considered promising candidates as high energy neutrino emitters. Astrophysical neutrinos can be detected as upward-going muons produced in charged-current interactions with the medium surrounding the detector. The expected neutrino fluxes from various models start to dominate on the atmospheric neutrino background at neutrino energies above some tens of TeV. We present the results of a search for an excess of high energy upward-going muons among the sample of data collected by MACRO during ~5.8 years of effective running time. No significant evidence for this signal was found. As a consequence, an upper limit on the flux of upward-going muons from high-energy neutrinos was set at the level of 1.7 10^(-14) cm^(-2) s^(-1) sr^(-1). The corresponding upper limit for the diffuse neutrino flux was evaluated assuming a neutrino power law spectrum. Abstract

In a bubble chamber experiment with BEBC the spin alignment parameter η= 1 2 (2ϱ 00 − ϱ 11 − ϱ −1−1 ) is measured for ϱ0 mesons produced in deep inelastic charged-current antineutrino and neutrono interactions on neon. In the current fragmentation region η is found to be η v =0.48±0.27 ( stat. )±0.15 ( syst. ) for v Ne and ηv=0.12±0.20 (stat.)±0.10 (syst.) for vNe interactions

Abstract

3C-SiC layers were deposited on Si substrates by using a low temperature buffer layer and the addition of methyltrichlorosilane (MTS) to the gas phase during the high temperature thick film growth. Several samples were grown by varying the deposition temperature and the MTS content in order to study how these parameters affect the layer quality and the lattice defects. All of the grown layers are single crystalline and epitaxial to the substrate. The formation of empty voids at the SiC/Si interface was successfully avoided. The surface of the layers grown with MTS addition was smoother and contained less residual strain. A 15 mu m thick 3C-SiC sample was grown using an optimized process in order to evaluate its residual strain and bow.

Abstract

In this communication we report on the growth of Ge heterolayers on (100), (111)Ga and (111)As surfaces of GaAs substrates. Arsenic can play a role as both dopant and surfactant, changing the growth mechanism for the Ge/GaAs growth on (001) oriented substrates. The use of substrates oriented in different directions can change the growth mode and produce different results, since surface polarity can induce different growth modes: we have compared the results on (111) substrates with respect to the non-polar surface case. The growth behavior on (001), (111)Ga and (111)As substrates is discussed. The layer morphology was investigated by Atomic Force Microscopy and Raman spectroscopy has been carried out as a function of the sample thickness.

Abstract

Ge homojunctions were deposited by means of Metal Organic Vapour Phase Epitaxy (MOVPE) on Ge substrates at 550 degrees C and 675 degrees C, using AsH3 as n-type dopant. Ge-n/Ge-p, GaAsn/InGaPn/Ge-n/Ge-p and Ge-n/Ge-p/Ge-p structures were prepared and studied, where n and p identify the layer or substrate doping. Vertical mesa junctions were obtained on the above structures by using conventional photolithographic and evaporation techniques. The junctions were characterized by I-V measurements under dark and illumination conditions and by EBIC technique. It has been observed that the samples grown at lower temperature showed better rectifying I-V characteristics and light conversion efficiency while EBIC results may suggest that a high As diffusion is present in the samples grown at higher temperature. Abstract

The TOTEM experiment, small in size compared to the others at the LHC, is dedicated to the measurement of the total proton–proton cross-sections with a luminosity-independent method and to the study of elastic and diffractive scattering at the LHC. To achieve optimum forward coverage for charged particles emitted by the pp collisions in the IP5 interaction point, two tracking telescopes, T1 and T2, will be installed on each side in the pseudo-rapidity region between 3.1 and 6.5, and Roman Pot stations will be placed at distances of 147 and 220 m from IP5. The telescope closest to the interaction point (T1, centred at z=9 m) consists of Cathode Strip Chambers (CSC), while the second one (T2, centred at 13.5 m), makes use of Gas Electron Multipliers (GEM). The proton detectors in the Roman Pots are silicon devices designed by TOTEM with the specific objective of reducing down to a few tens of microns the insensitive area at the edge. High efficiency as close as possible to the physical detector boundary is an essential feature. It maximizes the experimental acceptance for protons scattered elastically or interactively at polar angles down to a few micro-radians at IP5. To measure protons at the lowest possible emission angles, special beam optics have been conceived to optimize proton detection in terms of acceptance and resolution. The read-out of all TOTEM subsystems is based on the custom-developed digital VFAT chip with trigger capability.

Abstract

By comparing simulated and measured dark current-voltage (I–V) characteristics of CIGS cells at different temperatures, we investigate the temperature behavior of the shunt leakage current, and find that it can be explained by large donor trap concentrations at grain boundaries (GBs), and by a Schottky barrier at the backside contact where the GBs meets the anode metallization. We studied the I–V characteristics in the temperature range 280 K – 160 K achieving good fits of the measured I–V curves, especially for reverse bias and low forward bias, where the shunt leakage current dominates. The most important parameters determining the shunt leakage current value and its temperature dependence are the peak energy and density of the GB donor distribution, which control the inversion of GBs and the pinning of Fermi level at the anode/GB contact.

Abstract

Mixed narrow band gap III-V alloys such as GaAsN and InGaAsN are attracting considerable interest for both their fundamental properties and the possibility to use them in novel solar cells for space applications. It has been shown that concentration of nitrogen as low as 0.01 lowers the band gap of the Ga 1-x In x As 1-y N y and Ga 1-x In x P 1-y N y alloy by a significant fraction of eV, showing a giant bowing effect. The alloy Ga 1-x In x As 1-y N y with y = 035x is lattice-matched to GaAs (or Ge), and this material was used both as active layer for 1 eV laser and as fourth junction Ge lattice-matched in high-efficiency InGaP/GaAs/InGaAsN/Ge multijunction solar cells. The growth of GaAsN and the understanding of its physical properties is a necessary step to control the growth of the quaternary InGaAsN alloy. Undoped GaAs 1-x N x layers were grown by means of a home-made MOVPE horizontal reactor on both GaAs and Ge substrates using Arsine and tri-methyl-gallium (TMG) precursors and hydrogen as carrier gas. Di-methyl-hydrazine (DMHy) was used as nitrogen source. The samples were grown at different temperatures (475-500 °C) and pressures (45-750 Torr), varying the molar ratio between DMHy and the other precursors. Samples were characterised by AFM, micro-Raman and spectral imaging Cathodoluminescence (CL) techniques; high temperature annealing (700-750 °C) were performed on samples in order to optically activate the N. Phase separation between GaAs and GaN was observed after annealing at high temperature.

Abstract

In this paper we present the results of a search for nuclearites in the penetrating cosmic radiation using the scintillator and track-etch subdetectors of the MACRO apparatus. The analyses cover the beta = v/c range at the detector depth (3700 hg/cm(2)) 10(-5) < beta < 1; for beta = 2 x 10(-3) the flux limit is 2.7 x 10(-16) cm(-2)s(-1)sr(-1) for an isotropic flux of nuclearites, and twice this value for a flux of downgoing nuclearites.

Abstract

The energy of atmospheric neutrinos detected by MACRO was estimated using multiple coulomb scattering of upward throughgoing muons. This analysis allows a test of atmospheric neutrino oscillations, relying on the distortion of the muon energy distribution. These results have been combined with those coming from the upward throughgoing muon angular distribution only. Both analyses are independent of the neutrino flux normalization and provide strong evidence, above the 4 sigma level, in favour of neutrino oscillations., 10 pages, 7 figures, submitted to Physics Letters B

Abstract

A measurement of the underground muon decoherence function has been performed using the multiple muon events collected by the MACRO detector at the Gran Sasso National Laboratory. A detector-independent analysis is presented for different zenith regions and rock depths; this allows direct comparison with any model of hadronic interactions. The measured decoherence function is compared with the predictions of a Monte Carlo simulation based on data taken by recent collider experiments. © 1992 The American Physical Society.

20. Anomalous dark current ideality factor (n > 2) in thin-film solar cells: The role of grain-boundary defects

Abstract

By comparing simulated and measured dark I–V characteristics of CIGS cells, we investigate the low-voltage anomalous (> 2) ideality factor, and find that it can be explained by large donor trap concentrations at grain boundaries, and SRH recombination therein, with no need of complex models involving tunneling, coupled traps, etc. We studied 3 different samples, in all cases achieving excellent fit of the non-monotonic ideality factor. The illuminated cell performance also matches the experiments very well. The most important parameter determining value and voltage dependence of the anomalous ideality factor is the peak energy of the grain boundary donor distribution.

Abstract

The upward-going muon flux (Eμ > 1 GeV) has been measured with the underground detector MACRO at LNGS. The total number of measured events is compatible at the 8% c.l. with the expected one. Moreover, the zenith angular distribution of the measured flux does not match the expectation showing a deficit in the vertical direction where the apparatus performance is best known. Assuming an oscillation hypothesis with parameters in the range recently suggested to solve the atmospheric neutrino problem, the agreement increases, but not significantly. The results of an indirect dark matter search for a signal of WIMPs from the core of the Sun and of the Earth are given. Neutrino astronomy with MACRO is giving interesting results regarding possible high energy neutrino emission from pointlike sources and coincidences of neutrino events with γ-ray bursts.

Abstract

The primary cosmic ray (CR) proton, helium and CNO fluxes in the energy range 80-300 TeV are studied at the National Gran Sasso Laboratories by means of EAS-TOP (Campo Imperatore, 2005 m a.s.l.) and MACRO (deep underground, 3100 m w.e., the surface energy threshold for a muon reaching the detector being E-mu(th) approximate to 1.3 TeV). The measurement is based on: (a) the selection of primaries based on their energy/nucleon (i.e., with energy/nucleon sufficient to produce a muon with energy larger than 1.3 TeV) and the reconstruction of the shower geometry by means of the muons recorded by MACRO in the deep underground laboratories; (b) the detection of the associated atmospheric Cherenkov light (C.l.) signals by means of the C.l. detector of EAS-TOP. The C.l. density at core distance r > 100 m is directly related to the total primary energy E-0. Proton and helium ("p + He") and proton, helium and CNO ("p + He + CNO") primaries are thus selected at E-0 approximate to 80 TeV, and at E-0 similar or equal to 250 TeV, respectively. Their flux is measured: J(p+He)(80 TeV) = (1.8 +/- 0.4) x 10(-6) m(-1)-s(-1) sr(-1) TeV-1, and J(p+He+CNO)(250 TeV) = (1.1 +/- 0.3) x 10(-7) m(-2)-s(-1) sr(-1) TeV-1, their relative weights being J(p+He)(J(p+He+CNO)) over bar (250 TeV) = 0.78 +/- 0.17. By using the measurements of the proton spectrum obtained from the direct experiments and hadron flux data in the atmosphere, we obtain for the relative weights of the three components at 250 TeV: J(p) : J(He) : J(CNO) = (0.20 +/- 0.08) : (0.58 +/- 0.19) : (0.22 +/- 0.17). This corresponds to the dominance of helium over proton primaries at 100-1000 TeV, and a possible non-negligible contribution from CNO. The lateral distribution of Cherenkov light in Extensive Air Showers (EASs), which is related to the rate of energy deposit of the primary in the atmosphere, is measured for a selected proton and helium primary beam, and good agreement is found when compared with the one calculated with the CORSIKA/QGSJET simulation model. Abstract

The TOTEM experiment is dedicated to the measurement of the total proton–proton cross-section with the luminosity-independent method and the study of elastic and diffractive scattering processes. Two tracking telescopes, T1 and T2, integrated in the CMS detector, cover the pseudo-rapidity region between 3.1 and 6.5 on both sides of the interaction point IP5. The Roman Pot (RP) stations are located at distances of ±147 m and ±220 m with respect to the interaction point to measure the very forward scattered protons at very small angles. During the LHC technical stop in winter 2010/2011, the TOTEM experiment was completed with the installation of the T1 telescope and the RP stations at ±147 m. In 2011, the LHC machine provided special optics with the large s⁎=90 m, allowing TOTEM to measure the elastic scattering differential cross-section, down to the four-momentum transfer squared |t|=2×10−2 GeV2. Using the optical theorem and extrapolation of the differential cross-section to t=0 (optical point), the total p–p cross-section at the LHC energy of s = 7 T e V could be computed for the first time. Furthermore we measured with standard LHC beam optics and the energy of s = 7 T e V the forward charged particle pseudorapidity density dn/dη in the range of 5.3

Abstract

MACRO is a large area multiple component detector located deep underground in Hall B of the Laboratori Nazionali del Gran Sasso in Italy. Its active components consist of tanks of liquid scintillator and planes of limited streamer tubes. In addition, there are two planar areas covered with passive track-etch plastics. The full detector measures 72 m × 12 m × 9.6 m providing a large sensitive area for the detection of penetrating particles. Multiple electronics systems provide triggering on particles over a wide range of velocities, in particular, for slowly moving massive particles such as grand unified magnetic monopoles. MACRO is sensitive to relativistic particles as well as ones whose velocities are as low as 10 −4 c. Various portions of the MACRO detector have been operational since 1989. Various data sets have been analyzed and although no monopoles have been found, stringent flux limits have been set using a variety of techniques. This paper summarizes the capabilities of MACRO for monopole detection and presents some experimental results which have been obtained to date.

Abstract

The TOTEM collaboration has measured the proton-proton total cross section at $\sqrt{s}=8\text{ }\text{ }\mathrm{TeV}$ using a luminosity-independent method. In LHC fills with dedicated beam optics, the Roman pots have been inserted very close to the beam allowing the detection of $\ensuremath{\sim}90%$ of the nuclear elastic scattering events. Simultaneously the inelastic scattering rate has been measured by the T1 and T2 telescopes. By applying the optical theorem, the total proton-proton cross section of $(101.7\ifmmode\pm\else\textpm\fi{}2.9)\text{ }\text{ }\mathrm{mb}$ has been determined, well in agreement with the extrapolation from lower energies. This method also allows one to derive the luminosity-independent elastic and inelastic cross sections: ${\ensuremath{\sigma}}_{\mathrm{el}}=(27.1\ifmmode\pm\else\textpm\fi{}1.4)\text{ }\text{ }\mathrm{mb}$; ${\ensuremath{\sigma}}_{\mathrm{inel}}=(74.7\ifmmode\pm\else\textpm\fi{}1.7)\text{ }\text{ }\mathrm{mb}$.

Abstract

The quest for single-stage deposition of CuInGaSe2 (CIGS) is an open race to replace very effective but capital intensive thin film solar cell manufacturing processes like multiple-stage coevaporation or sputtering combined with high pressure selenisation treatments. In this paper the most recent achievements of Low Temperature Pulsed Electron Deposition (LTPED), a novel single stage deposition process by which CIGS can be deposited at 250 °C, are presented and discussed. We show that selenium loss during the film deposition is not a problem with LTPED as good crystalline films are formed very close to the melting temperature of selenium. The mechanism of formation of good ohmic contacts between CIGS and Mo in the absence of any MoSe2 transition layers is also illustrated, followed by a brief summary of the measured characteristics of test solar cells grown by LTPED. The 17% efficiency target achieved by lab-scale CIGS devices without bandgap modulation, antireflection coating or K-doping is considered to be a crucial milestone along the path to the industrial scale-up of LTPED. The paper ends with a brief review of the open scientific and technological issues related to the scale-up and the possible future applications of the new technology.

Abstract

At the LHC energy of , under various beam and background conditions, luminosities, and Roman Pot positions, TOTEM has measured the differential cross-section for proton-proton elastic scattering as a function of the four-momentum transfer squared t. The results of the different analyses are in excellent agreement demonstrating no sizeable dependence on the beam conditions. Due to the very close approach of the Roman Pot detectors to the beam center (?5?beam) in a dedicated run with ?*?=?90?m, |t|-values down to 5?10?3?GeV2 were reached. The exponential slope of the differential elastic cross-section in this newly explored |t|-region remained unchanged and thus an exponential fit with only one constant B?=?(19.9???0.3)?GeV?2 over the large |t|-range from 0.005 to 0.2?GeV2 describes the differential distribution well. The high precision of the measurement and the large fit range lead to an error on the slope parameter B which is remarkably small compared to previous experiments. It allows a precise extrapolation over the non-visible cross-section (only 9%) to t?=?0. With the luminosity from CMS, the elastic cross-section was determined to be (25.4???1.1)?mb, and using in addition the optical theorem, the total pp cross-section was derived to be (98.6???2.2)?mb. For model comparisons the t-distributions are tabulated including the large |t|-range of the previous measurement (TOTEM Collaboration (Antchev G. et al), EPL, 95 (2011) 41001).

Abstract

An approach to low-cost production of Cu(In,Ga)Se2 (CIGS) solar cells based on pulsed electron deposition (PED) has achieved a crucial milestone. Lab-scale solar cells with efficiencies exceeding 15% were obtained by depositing CIGS from a stoichiometric quaternary target at 270 °C and without any post-growth treatment. An effective control of the p-doping level in CIGS was achieved by starting the PED deposition with a layer of NaF tailored to generate the optimum Na diffusion. These results show that PED is a promising technology for the development of a competitive low-cost production process for CIGS solar cells.

Abstract

A novel route for fabricating Cu(In,Ga)Se2 (CIGS) thin films solar cells, based upon the Pulsed Electron Deposition (PED) technique is presented. Unlike other well-known deposition techniques, PED process allows the stoichiometric deposition of CIGS layers in a single stage, without requiring any further treatments for Cu/(In+Ga) ratio adjustment. Moreover controlling of Na doping in CIGS films can be easily achieved by introducing Na2Se in the target. PED technique can also be utilized to deposit the remaining layers of solar cell: the subsequent deposition of buffer and TCO layers can be easily realized by using a multi-target carousel, without removing the sample from the PED vacuum system. In this way a faster, safer and cheaper fabrication process can be attained. The preliminary results on performances of solar devices based on these films (? > 8%) confirm the great potentiality of PED technique in CIGS-based solar cell fabrication.

Abstract

The TOTEM experiment is dedicated to the measurement of the total proton-proton cross-section with the luminosity-independent method and the study of elastic and diffractive scattering processes. Two tracking telescopes, T1 and T2, integrated in the CMS detector, cover the pseudo-rapidity region between 3.1 and 6.5 on both sides of the interaction point IP5. The Roman Pot (RP) stations are located at distances of ± 147m and ± 220 m with respect to the interaction point to measure the very forward scattered protons at very small angles. During the LHC technical stop in winter 2010/2011, the TOTEM experiment was completed with the installation of the T1 telescope and the RP stations at ± 147 m. In 2011, the LHC machine provided special optics with the large s* = 90 m, allowing TOTEM to measure the elastic scattering differential cross section, down to the four-momentum transfer squared |t| = 2×10−2 GeV2. Using the optical theorem and extrapolation of the differential cross section to t = 0 (optical point), the total p-p cross section at the LHC energy of √v = 7 TeV could be computed for the first time. The status of the experiment, the performance of the detectors with emphasis on the RPs are described and the first physics results are presented.

27th European Photovoltaic Solar Energy Conference and Exhibition; 2338-2341, Cu(In,Ga)Se2 (CIGS) thin film solar cells are grown by the Pulsed Electron Deposition (PED) technique. Unlike other techniques, PED process allows the stoichiometric deposition of CIGS layers in a single stage, without requiring further treatments for selenization or Cu/(In+Ga) ratio adjustment. Due to the high kinetic energy of impinging adatoms on the substrate (1÷20 eV), dense CIGS films with [112]-oriented grains are obtained at low substrate temperatures (< 300°C), where Na diffusion from soda-lime glass is strongly inhibited, limiting the photovoltaic efficiency. Here, a novel method is proposed in order to supply the necessary Na content: a sodium fluoride (NaF) film is deposited by PED on Mo back contact, followed by a thermal annealing. Solar cells were completed using CdS deposited by Chemical Bath Deposition (CBD), a PED-deposited ZnO:Al (AZO) layer and evaporated Ni contact pads. No pure ZnO nor antireflection coating was applied.

Abstract

A search for lightly ionizing particles has been performed with the MACRO detector. This search was sensitive to particles with charges between $\fractional{5}$$e$ and close to the charge of an electron, with $\beta$ between approximately 0.25 and 1.0. Unlike previous searches both single track events and tracks buried within high multiplicity muon showers were examined. In a period of approximately one year no candidates were observed. Assuming an isotropic flux, for the single track sample this corresponds to a 90% C.L. upper flux limit $\Phi \leq 9.2 \times 10^{-15} cm^{-2} sec^{-1} sr^{-1}$ ., Comment: 15 pages, 7 figures, to be submitted to Phys. Abstract

We present the measurement of two event samples induced by atmospheric $\nu_\mu$ of average energy $ \bar {E}_\nu \sim 4 GeV$. In the first sample, the neutrino interacts inside the MACRO detector producing an upward-going muon leaving the apparatus. The ratio of the number of observed to expected events is $ 0.57 \pm0.05_{stat} \pm0.06_{syst} \pm0.14_{theor}$ with an angular distribution similar to that expected from the Bartol atmospheric neutrino flux. The second is a mixed sample of internally produced downward-going muons and externally produced upward-going muons stopping inside the detector. These two subsamples are selected by topological criteria; the lack of timing information makes it impossible to distinguish stopping from downgoing muons. The ratio of the number of observed to expected events is $0.71 \pm 0.05_{stat} \pm0.07_{syst} \pm0.18_{theor}$ . Using the ratio of the two subsamples (for which most theoretical uncertainties cancel) we can test the pathlength dependence of the oscillation hypothesis. The probability of agreement with the no-oscillation hypothesis is 5% . The deviations of our observations from the expectations has a preferred interpretation in terms of $\nu_\mu$ oscillations with maximal mixing and $\Delta m^2 \sim 10^{-3} \div 10^{-2} eV^2$. 39. Internal-strain mediated coupling between polar Bi and magnetic Mn ions in the defect-free quadruple-perovskite BiMn$_3$Mn$_4$O$_{12}$

Abstract

By means of neutron powder diffraction, we investigated the effect of the polar Bi$^{3+}$ ion on the magnetic ordering of the Mn$^{3+}$ ions in BiMn$_3$Mn$_4$O$_{12}$, the counterpart with \textit{quadruple} perovskite structure of the \textit{simple} perovskite BiMnO$_3$. The data are consistent with a \textit{noncentrosymmetric} spacegroup $Im$ which contrasts the \textit{centrosymmetric} one $I2/m$ previously reported for the isovalent and isomorphic compound LaMn$_3$Mn$_4$O$_{12}$, which gives evidence of a Bi$^{3+}$-induced polarization of the lattice. At low temperature, the two Mn$^{3+}$ sublattices of the $A'$ and $B$ sites order antiferromagnetically (AFM) in an independent manner at 25 and 55 K, similarly to the case of LaMn$_3$Mn$_4$O$_{12}$. However, both magnetic structures of BiMn$_3$Mn$_4$O$_{12}$ radically differ from those of LaMn$_3$Mn$_4$O$_{12}$. In BiMn$_3$Mn$_4$O$_{12}$ the moments $\textbf{M}_{A'}$ of the $A'$ sites form an anti-body AFM structure, whilst the moments \textbf{M}$_{B}$ of the $B$ sites result from a large and \textit{uniform} modulation $\pm \textbf{M}_{B,b}$ along the b-axis of the moments \textbf{M}$_{B,ac}$ in the $ac$-plane. The modulation is strikingly correlated with the displacements of the Mn$^{3+}$ ions induced by the Bi$^{3+}$ ions. Our analysis unveils a strong magnetoelastic coupling between the internal strain created by the Bi$^{3+}$ ions and the moment of the Mn$^{3+}$ ions in the $B$ sites. This is ascribed to the high symmetry of the oxygen sites and to the absence of oxygen defects, two characteristics of quadruple perovskites not found in simple ones, which prevent the release of the Bi$^{3+}$-induced strain through distortions or disorder. This demonstrates the possibility of a large magnetoelectric coupling in proper ferroelectrics and suggests a novel concept of internal strain engineering for multiferroics design., 9 pages, 7 figures, 5 tables

Abstract

We perform an indirect search for Weakly Interacting Massive Particles (WIMPs) using the MACRO detector to look for neutrino-induced upward-going muons resulting from the annihilation of WIMPs trapped in the Sun and Earth. The search is conducted in various angular cones centered on the Sun and Earth to accommodate a range of WIMP masses. No significant excess over the background from atmospheric neutrinos is seen and limits are placed on the upward-going muon fluxes from Sun and Earth. These limits are used to constrain neutralino particle parameters from supersymmetric theory, including those suggested by recent results from DAMA/NaI., Comment: 14 pages, 7 figures, submitted to Phys. Abstract

We present a measurement of the underground decoherence function using multi-muon events observed in the MACRO detector at Gran Sasso at an average depth of 3800 hg/cm**2. Muon pair separations up to 70 m have been measured, corresponding to parent mesons with P_t < 1-2GeV/c. The accuracy of the measurement is such that the possible contribution of rare processes, such as mu + N ----> mu + N + mu- + mu+, can be experimentally studied. The measured decoherence function is compared with the predictions of the hadronic interaction model of the HEMAS Monte Carlo code. Good agreement is obtained. We interpret this agreement to indicate that no anomalous P_t components in soft hadron-Nucleus and Nucleus-Nucleus collisions are required by the MACRO experimental data., 38 pages, Latex, 10 figures, Corrected typos

Abstract

The epitaxial growth of germanium is gaining interest in view of applications in the field of electronic and optoelectronic. By using the epitaxial method more defined doping profiles compared to the diffusion method can be achieved. The problems of doping and doping profiles obtained by epitaxial growth of germanium and the electrical characterization of the photovoltaic devices realized are presented and discussed. Ge rich GeSi/Ge epitaxial grown heterostructures with different Ge profiles are grown by epitaxy on Si substrates to obtain low cost SiGe virtual substrates. High resolution x-ray diffraction and transmission electron microscopy characterizations of this Ge rich layers are presented.

Abstract

We have designed a transition radiation detector (TRD) of about 75 × 80 cm 2 active surface to discriminate positrons from protons in an experiment to be performed on balloon flights to search for primordial antimatter. The TRD is made of ten modules consisting of a carbon fiber radiator followed by a multiwire proportional chamber (MWPC). In order to achieve a proton-electron rejection factor of the order of 10 −3 with a strict limitation on power consumption to 35 mW per MWPC channel, as required by experimental constraints, we have developed and tested a prototype based on low power consumption “cluster counting” electronics. Comparisons of the performances of this prototype are made with those of a previous similar detector equipped with standard fast electronics and an analogous TRD from other authors.

Abstract

We have carefully implemented a transition radiation detector prototype in order to design a similar device having 75 × 150 cm 2 active surface that will discriminate positrons from protons. This detector will be part of the spectrometer of the experiment WIZARD, planned to fly at 180 miles altitude on the NASA Space Station “FREEDOM” to search for primordial antimatter. Since the positron to proton ratio is expected to be of the order of 10 −4 , we have pushed the proton rejection factor of the spectrometer beyond this value using a compact transition radiation detector equipped with properly designed “cluster counting” electronics.

Abstract

The NEMO.RD Project is a feasibility study of a km 3 underwater telescope for high energy astrophysical neutrinos to be located in the Mediterranea Sea. At present this study concerns: i) Monte Carlo simulation study of the capabilities of various arrays of phototubes in order to determine the detector geometry that can optimize performance and cost; ii) design of low power consumption electronic cards for data acquisition and transmission to shore; iii) feasibility study of mechanics, deployment, connection and maintenance of such a detector in collaboration with petrol industries having experience of undersea operations; iv) oceanographic exploration of various sites in search for the optimal one. A brief report on the status of points i) and iv) is presented here.

Abstract

We report on the high-pressure synthesis of ${\text{BiMn}}_{7}{\text{O}}_{12}$, a manganite displaying a ``quadruple-perovskite'' structure. Structural characterization of single-crystal samples shows a distorted and asymmetrical coordination around the Bi atom due to presence of the $6{\text{s}}^{2}$ lone pair, resulting in noncentrosymmetric space group $Im$, leading to a permanent electrical dipole moment and ferroelectric properties. On the other hand, magnetic characterization reveals antiferromagnetic transitions in agreement with the isostructural compounds, and the dielectric constant shows anomalies matching the magnetic transition temperatures. ${\text{BiMn}}_{7}{\text{O}}_{12}$ is therefore a promising multiferroic material, with evidence of coupling between magnetic and dielectric properties.

Abstract

We report the synthesis and the characterization of ${\text{PrMn}}_{7}{\text{O}}_{12}$, a new manganite with multiple (quadruple) perovskite structure of general chemical formula: $A{A}_{3}^{\ensuremath{'}}{B}_{4}{\text{O}}_{12}$. This family of manganites is extremely interesting and is attracting a great attention; thanks to its structural peculiarity (and complexity), it might help the comprehension of the ordering phenomena (charge, orbital, spin), which is one of the most challenging issues in the strongly electron correlated rare-earth oxides. Like the majority of the materials having similar structure, ${\text{PrMn}}_{7}{\text{O}}_{12}$ is a metastable compound, requiring high pressure synthesis. Contrary to other reported isostructural compounds, ${\text{PrMn}}_{7}{\text{O}}_{12}$ crystallizes in two different forms with rhombohedral $(R\text{\ensuremath{-}}3)$ and monoclinic $(I2/m)$ symmetry, the latter characterized by a distortion of the perovskite structure lattice that depends on the synthesis conditions. The approximate stability fields of the two ${\text{PrMn}}_{7}{\text{O}}_{12}$ phases have been defined in the $P/T$ space, allowing the synthesis of almost single phase samples functional to physical characterization. For the monoclinic phase we succeeded in the growth of crystals sufficiently large to perform structural refinement by single crystal x-ray diffraction data; the rhombohedral structure was instead refined by Rietveld method applied to powder x-ray diffraction data. Although the two phases differ slightly from the crystallographic point of view, physical characterizations reveal surprisingly different properties, in particular for what concerns the magnetic behavior. The differences of the two structures might be explained with a different electronic configuration of Mn, implying the partial occupation of ${\text{Mn}}^{3+}$ in low spin state on the $B$ site of the rhombohedral polymorph.

Abstract

The coherent production of 3π systems by charged current antineutrino interactions on neon nuclei is studied in the bubble chamber BEBC exposed to the CERN SPS wide band beam. The coherent signal is attributed mainly to (ρπ) production, where the (ρπ) system is either non-resonant or comes from the decay of a1 mesons. The kinematical variables and the total cross section are compared with the predictions of the meson dominance model. © 1991 Springer-Verlag.

Abstract

The performances of transition radiation detectors are reviewed. We discuss the applications of these devices to measure the energy of cosmic rays muons in underground laboratories and present the first results from prototypes operating in the TeV energy region. Another interesting application of transition radiation detectors is the discrimination of positron from protons in the outer space to search for primordial antimatter. Prototypes developed for WIZARD experiment are described.

Abstract

Using data collected by the MACRO experiment during the years 1989-1996, we show evidence for the shadow of the moon in the underground cosmic ray flux with a significance of 3.6 sigma. This detection of the shadowing effect is the first by an underground detector. A maximum-likelihood analysis is used to determine that the angular resolution of the apparatus is 0.9+/-0.3 degrees. These results demonstrate MACRO's capabilities as a muon telescope by confirming its absolute pointing ability and quantifying its angular resolution., Comment: 14 pages, 8 figures Submitted to Phys.
