In this paper, we present a detailed investigation of the impact of fin width (${w}_{\text {fin}}$) on tri-gate AlGaN/GaN metal–oxide–semiconductor high electron mobility transistors (MOSHEMTs). As ${w}_{\text {fin}}$ is reduced, the threshold voltage (${V}_{\text {TH}}$) increases, which is due to the enhanced gate control (especially for ${w}_{\text {fin}} < {200}$ nm) thanks to the 3-D geometry of the tri-gate, and the reduced carrier concentration (${N}_{\text {s}}$) caused by a more pronounced strain relaxation and sidewall depletion, as explored using Hall and capacitance–voltage (${C}$ – ${V}$) measurements. Normally- OFF operation was achieved for ${w}_{\text {fin}}$ close to the sidewall depletion width (${w}_{\text {dep}}$) of 19.5 nm, since the fin is depleted from its two sidewalls. The impact of ${w}_{\text {fin}}$ on ON-resistance (${R} _{{{ {6{8} {\text {ON}}}}}}$) and current capability (${I} _{\text {D},\text {max}}$) was also investigated, along with the influence of the effective source injection, the trench conduction and the filling factor (FF) on these key characteristics. The degradation caused by the tri-gate fin etching could be fully recovered by increasing the FF. Finally, we show that the tri-gate can reduce gate capacitance (${C}_{\text {G}}$) and charge (${Q}_{\text {G}}$) in normally- ON MOSHEMTs, depending on the design of the tri-gate and the gate voltage (${V}_{\text {G}}$), leading to a smaller ${R}_{{{ {6{8} {\text {ON}}}}}} \cdot {Q}_{\text {G}}$ product that is beneficial for high-frequency switching applications. In this paper, a microfluidic device is introduced based on direct current (dc) dielectrophoresis for the separation of circulating tumor cells from normal blood cells. Differential sidewall electrodes are designed inside the channel and two middle-channel outlets are located after the end of the electrodes, which are assigned to collect the normal blood cells. A maximum dc potential of 3 V is applied to the electrodes, resulting in a differential dielectrophoretic forces acting on the cells. This paper involves isolating MCF-7 breast cancer cells from white blood cells (WBCs) and red blood cells (RBCs), eliminating the demand for primary RBC lysis. Numerical simulation results revealed that the differential electrodes not only suppressed successfully the need for high applied voltages by dc dielectrophoresis but also diminished the joule heating effects. Besides that, the arrangement of the differential electrodes was observed to play a critical role in the separation performance. In particular, designing the outlets, as well as adjusting the electrode potentials, has effectively assisted the device to be tunable for different cancer cells even with different radii. More strikingly, the ability of the device to deflect the waste cells (WBCs and RBCs) to out of the microchannel prior to the cancer cells was proven to positively affect the separation efficiency and purity. This paper presents an optical sensor based on amorphous In–Ga–Zn–O (a-IGZO) photo thin-film transistors (TFTs). To maintain a high signal-to-noise ratio (SNR) of the optical sensor against a variety of ambient white light, this paper employed a-IGZO photo-TFTs for detecting optical input signal sensitive only to short-wavelength light. Measurements of the photosensitivity for optical signal with different wavelengths and optical response for optical input signal under various white light irradiances are proposed to support the reliability of the a-IGZO photo-TFTs under different ambient white light conditions. This paper also simulates a-IGZO photo-TFTs under various white light conditions to predict and design the proposed new sensors and circuits. The simulation results indicated that the proposed optical sensor can maintain the obvious difference in the output voltages with or without optical input signal under the white light irradiances of 0, 268, and $750~\mu \text{W}$ /cm2, demonstrating the feasibility and the reliability of the proposed optical pixel sensor. To develop an efficient thermal design for gallium-nitride (GaN) high-electron-mobility transistors (HEMTs) that usually hold a super-high-power density, it is essential to accurately predict the junction temperature. In GaN HEMTs, the heat transfer process is dominated by thermal spreading resistance. Moreover, the phonon mean free paths (MFPs) of GaN are comparable with the channel layer thickness and the heat spot width. Thus, a ballistic effect emerges, resulting in the invalidity of Fourier’s heat conduction law. Therefore, Fourier’s law-based thermal resistance model should be reexamined and modified for this case. In this paper, we used the phonon Monte Carlo (MC) method to investigate the thermal spreading resistance in a ballistic-diffusive regime for GaN HEMTs. Our simulation results indicate that the ballistic effect significantly altered the temperature distributions within channel layers and resulted in a dramatic increase in the thermal resistance when compared with Fourier’s law-based predictions. Furthermore, a semiempirical thermal resistance model with a fitting parameter was derived. This model can accurately address the issues of thermal spreading and the ballistic effect. This paper can provide a more in-depth understanding of the thermal spreading resistance in a ballistic-diffusive regime, and it can be useful for the prediction of junction temperatures and for the thermal management of HEMTs. This paper proposes a robust to defects and short length device (RDSLD), a newly in-plane resonant tunneling diode (RTD), and its ac-modeling with the minimum length of 3 nm. The proposed structure has robust performance in the presence of defects. It also has a high degree of flexibility in tuning electronic specifications. By using bipolar doping and a special h-boron nitride barrier pattern, these unique features are obtained. The simulation results verify that the proposed structure has the potential for replacing conventional RTD diodes. Such that the peak-to-valley ratio (PVR) and the maximum current of 4500, 450 nA for perfect bowtie and 3.45, 1256 nA for rhombic barrier shape structure are obtained, respectively. Also, negative differential resistance (NDR) is observed in all of the structures with vacancy and impurity defects. The effect of the geometrical parameters on the charge transmission of the device is another issue that is addressed in this paper. Efficiency roll-off defined as the rapid efficiency drop by increasing the electrical current density is a major issue in the design of novel organic light-emitting diodes (OLEDs) based on thermally activated delayed fluorescence (TADF). In this paper, it is shown that efficiency enhancement and suppression of efficiency roll-off in TADF OLEDs can be accomplished by broadening the exciton generation zone by precisely tuning the doping concentration of the TADF emissive material in the host matrix. This universal and simply tunable parameter can be applied to any TADF OLED to further enhance its performance characteristics. In this paper, a typical TADF OLED with realistic parameters is numerically investigated by solving the charge carrier transport and excitonic equations and taking into account all relevant processes such as triplet–triplet annihilation, triplet–polaron, and singlet–triplet quenching, and (reverse) intersystem crossing. It is shown that the internal quantum efficiency (IQE) decreases at very low and very high doping densities due to exciton distribution nonuniformity and charge balance factor reduction, respectively. Power efficiency depends on the IQE as well as the potential drop across the emissive layer and decreases at very low doping densities even for a perfectly balanced device; however, the reduction for an unbalanced device is much more substantial. For a perfectly balanced device with an emissive layer thickness of 30 nm, at a current density of 10 mAcm−2, the IQE can be increased from 18% to more than 58% by decreasing the doping concentration from ${c}= {15}$ % to 0.5%. The first part of this paper presented mymargin the device-level comparison of emerging materials (In0.53Ga0.47As and 2-D materials) and device architecture (NW FETs) with s-Si FinFETs. In order to further understand the performance and energy efficiency of these device options for future technology nodes, it is required to go beyond the device-level comparison by accounting for not only intrinsic but also the extrinsic parasitic elements. In this paper, we present the comparison of s-Si, In0.53Ga0.47As, and 2-D material-based n-type MOSFETs using the circuit-level figure of merits across three successive future technology nodes. The analysis incorporates both device characteristics obtained from an advanced quantum mechanical simulation tool and circuit-level comparison, which accounts for device parasitic elements and wiring load. The results show that 2-D material DG MOSFETs present a more energy-efficient device option than s-Si and In0.53Ga0.47As FinFETs in sub-0.7-V supply voltage regime and In0.53Ga0.47As nanowire (NW) FETs can outperform s-Si multi-gate (MuG) FETs and 2-D material FETs, but when considering non-idealities, s-Si NW FETs remain both faster and more energy-efficient device option. A novel plasma Charge Accumulative Model (pCAM) by calculating time-integrated Fowler–Nordheim (FN) tunneling charges and field of the gate dielectric in plasma processes is proposed in this paper. Our prior studies have developed and presented a quantitative FinFET plasma recording device by an effective fin-shaped field effect transistor (FinFET) contact-to-metal coupling structure to record and quantify plasma ion charges created in FinFET backend processes. In this paper, a precise analytical model is proposed to model the magnitude of plasma ion charges, time-integrated stressing field, and the criteria of the plasma process for optimum FinFET process technology. The new pCAM is highly matching with the measurement result of 16- and 7-nm FinFET wafers. The model can be adapted to practically estimate the plasma damage with different charge types, process parameters, and ion distribution; it can optimize the FinFET process and further understand the plasma damage mechanism in charging processes of 7-nm FinFET and beyond. Technology computer-aided design (TCAD) is an integral part of the development process of semiconductor technologies and devices, a field which has become increasingly complex and heterogeneous. Processing of integrated circuits requires nowadays over 400 process steps, and the resulting devices often have an intricate 3-D structure and contain various specifically designed materials. The full device behavior can only be understood by considering effects on all length scales from atomistic (material properties, interfaces, defects, and so on), to nanometric (quantum confinement, non-bulk properties, tunneling, ballistic transport, and so on), to full-chip dimensions (strain, heat transport, and so on), and time scales from femtoseconds (scattering, ferroelectric switching time, and so on) to seconds (trapping times, degradation, and so on). Voltages, currents, and charges have been scaled to such low levels that statistical effects and process variations have a strong impact. Devices based on new materials (e.g., 2-D crystals) and physical principles (ferroelectrics, magnetic materials, qubits, and so on) challenge standard TCAD approaches. While the simulation methods developed by the physics community can describe the basic device behavior, they often lack important simulation capabilities like, for example, transient simulations or integration with other TCAD tools, and are often too slow for daily use. Due to the complexity of semiconductor technology, it becomes more and more difficult to assess the impact of a change in processing or device structure on circuit performance by looking at a single aspect of an isolated device under idealized conditions. Instead, a TCAD tool chain is required which can handle realistic device structures embedded in a chip environment. New methodologies are required for all aspects of TCAD to ensure an efficient tool chain covering from atomistic effects to circuit behavior based on flexible simulation models that can handle new materials, device principles, and the ensuing large-scale simulations and that make use of artificial intelligence for well-chosen (sub)routines to decrease the overall simulation time. Photodetectors (PDs) based on organic–inorganic hybrid materials such as graphene and perovskites have recently emerged at the forefront of the research in optoelectronic devices. Despite the remarkable progress in the performance of optoelectronic devices based on hybrid materials, some aspects such as stability have so far not been thoroughly addressed. This paper serves to demonstrate a fully inkjet-printed PD fabricated by hybrid perovskite (CH3NH3PbClx-3I3) layer between the two graphene electrodes as graphene/perovskite/graphene (GPG) heterostructure. The fully inkjet-printed GPG PD is found to be effective for the visible light region, which can be attributed by the high uniformity and low defects of the printed materials. Thus, the GPG PD achieves a high responsivity of 0.53 A/W. Fully inkjet-printed hybrid perovskite PD demonstrated in this paper unveils the facile, potentially large-scale and cost-effective methods for fabrication of hybrid perovskites-based optoelectronic devices, including PDs and solar cells. The dielectric screening property of a semiconductor is very crucial for the electrical characteristics of a MOSFET, and which can be described mathematically by Poisson equation via the permittivity. While the theory and experiments have corroborated the permittivity reduction of nanoscale Si, this paper studies the electrical characteristics of MOSFETs considering the reduced channel permittivity by quantum transport simulations. It is found that the channel permittivity reduction may mitigate the short-channel effects, showing subthreshold swing improvement and threshold voltage shift of MOSFETs in nanoscale. Compared to quantization effects, the positive and negative impacts of the channel permittivity reduction on the devices in particularly nanoscale have been investigated. In recent years, triboelectric nanogenerators (TENGs) have been increasingly attracting attention owing to the ability for converting multiple mechanical energy into electricity. In this paper, we first propose a multifunctional conductive copper tape-based TENG (CCT-TENG) that is constructed completely using one piece of conductive copper tape. The triboelectric pairs, supporting structure, and conductive electrode were composed using bottom paper, silicone oil, and copper foil, all of which came from one roll of conductive copper tape. The approximate output power density of the CCT-TENG reached $240.1~\mu \text{W}$ /cm2. By spraying the aqueous solution of LiCl onto the surface of the bottom paper, a CCT-TENG incorporating LiCl was fabricated and used as a self-powered active sensor to detect the relative humidity (RH) of the environment. The obtained results revealed that the humidity sensor had good humidity response, response linearity, and reversibility. In addition, the RH was reflected by the brightness of light-emitting diodes (LEDs) that was driven by the humidity sensor. This paper realizes a promising, affordable, and portable integration of power supply systems and sensing systems, which can promote the application of TENG in the field of electronic detection device and environment monitoring. This paper clarifies the correct transmission mechanism, misattributed in the previous research, of a hydrogenated amorphous silicon thin-film transistor (a-Si:H TFT) device. Complete drain current–gate voltage (${I}_{\text {D}}$ – ${V}_{\text {G}}$) transfer characteristics including the forward and backward gate sweeps (gate voltage carried out in the OFF-state $\to $ on-state and the ON-state $\to $ OFF-state) are performed, and the physics models of an energy-band schematic are clearly explained. This paper reveals that the ${I}_{\text {D}}$ – ${V}_{\text {G}}$ curve stretch-out behavior of the subthreshold region is due to the leakage of the Poole–Frenkel region. At the Poole–Frenkel regions, electrons transfer to the drain terminal, and holes remain in the valance band of the a-Si:H bulk. The remaining holes represent the positive voltage and cause the electron barrier height lowering. This causes an increase in subthreshold current of the subthreshold region. Finally, three experiments are performed to prove the correctness of these models, and the a-Si TFTs device improvement methods will be proposed to enhance the stability and performance of product of the a-Si TFTs. In this paper, a charge plasma-based monolayer transition metal dichalcogenide (TMD) tunneling field-effect transistor (TFET) is investigated by solving self-consistent 3-D Poisson and Schrodinger equations in nonequilibrium Green’s function (NEGF) framework. We propose a work function engineered charge plasma-based dual-metal source TFET (DMS TFET) structure for an optimum performance of the device. The proposed TFET structure demonstrates superior performance than the conventional charge plasma TFETs in terms of ${I}_{{\scriptscriptstyle {\text {ON}}}}$ , ${I}_{{\scriptscriptstyle {\text {ON}}}}/{I}_{{\scriptscriptstyle {\text {OFF}}}}$ ratio, and subthreshold slope (SS). It provides ${I}_{{\scriptscriptstyle {\text {ON}}}}$ of $222~\mu \text{A}/\mu \text{m}$ , ${I}_{{\scriptscriptstyle {\text {ON}}}}/{I}_{ \mathrm{\scriptscriptstyle OFF}}$ ratio of $2.22\times 10^{{5}}$ , a minimum SS of 42.41 mV/decade, and an average SS of 54.15 mV/decade for three-decade increase in drain current (${I}_{\text {DS}}$). The performance of the device is observed at different channel lengths. Based on this analysis, a device design guideline for sub-10-nm channel length TFETs is presented in the paper. In order to better predict the high-frequency switching operation of transistors in power converters, parasitic elements of these devices such as resistances, inductances, and capacitances must be accurately evaluated. This paper reports on the characterization of a gallium nitride (GaN) packaged power transistor using S-parameters in order to extract the device parasitics. Because the transistor is packaged, a calibration technique is carried out using specific test fixtures designed on FR4 printed circuit board (PCB) in order to get the S-parameters in the transistor plane from the measurement. The proposed method is suitable for a wide range of power devices. In this paper, it is applied to an enhancement-mode GaN high electron mobility transistor (HEMT). The impact of junction temperature on drain and source resistances is also evaluated. According to characterization results, equation-based modeling is proposed for the nonlinear parameters. In this paper, we propose a novel reconfigurable ferroelectric FET (R-FEFET), which can reconfigure its operation between volatile and nonvolatile modes during run-time by dynamically modulating its hysteresis. The R-FEFET comprises of two gates with ferroelectric (FE) in both the gate stacks. One of these terminals serves as a regular gate, while the other is used as a control to introduce reconfigurability. Employing Landau–Khalatnikov equation-based FEFET model, we extensively analyze the device characteristics in both FinFET and planar technologies. We show that by changing the control voltage between 0 and 1 V, the hysteresis width (HW) can be modulated between 1.1 and 0.3 V. In addition, we show the device characteristics and advantages that R-FEFETs possess to overcome the drawbacks encountered with gate leakage in standard FEFETs. The hold margins in the nonvolatile mode of R-FEFETs increase by ~ $10\times $ with respect to standard FEFETs, and the drive current strengths in the volatile mode show 13% improvements when compared to standard FETs. Because of the predicted shortage of fossil fuels in the future, public interest in utilizing solar energy for photovoltaic (PV) electricity has exponentially increased in recent years. In particular, interest in the building integration of PVs is growing worldwide, and the use of building-integrated PVs (BIPVs) is one of the fastest growing segments of the PV industry. Luminescent solar concentrators (LSCs) are one of the possible approaches for BIPVs. However, the high cost and poor stability of the dyes or quantum dots used in conventional LSCs prevent the widespread adoption of electricity generation through the LSC-based solar energy. Therefore, inorganic phosphors with long lifetime and photostability under ultraviolet (UV) excitation and moisture are favorable luminescent materials for LSCs. In this paper, thin-film LSCs using commercial inorganic phosphors are proposed. The thin-film LSCs with different inorganic phosphors were examined. The phosphor concentration and relative position of the thin phosphor layer were investigated to determine the suitable structure of a thin-film LSC. In the domain of printed electronics (PE), field-effect transistors (FETs) with an oxide semiconductor channel are very promising. In particular, the use of high gate-capacitance of the composite solid polymer electrolytes (CSPEs) as a gate-insulator ensures extremely low voltage requirements. Besides high gate capacitance, such CSPEs are proven to be easily printable, stable in air over wide temperature ranges, and possess high ion conductivity. These CSPEs can be sensitive to moisture, especially for high surface-to-volume ratio printed thin films. In this paper, we provide a comprehensive experimental study on the effect of humidity on CSPE-gated single transistors. At the circuit level, the performance of ring oscillators (ROs) has been compared for various humidity conditions. The experimental results of the electrolyte-gated FETs (EGFETs) demonstrate rather comparable currents between 30%–90% humidity levels. However, the shifted transistor parameters lead to a significant performance change of the RO frequency behavior. The study in this paper shows the need of an impermeable encapsulation for the CSPE-gated FETs to ensure identical performance at all humidity conditions. [ABSTRACT FROM AUTHOR]

Ferroelectric and negative-capacitance field-effect transistors (FeFETs and NCFETs) have recently garnered great attention as devices for applications in memory and low-power logic, respectively. As these technologies are pursued, it is critical to have a variety of measurement approaches, including methods familiar to the electron-device and microwave communities that can aid in fully understanding the behavior of ferroelectrics in FeFETs and NCFETs. In this paper, we propose and show the viability of using frequency-domain electrical measurement techniques employing the well-known microwave S-parameters, and their large-signal generalization and X-parameters. Our methods provide the means to trace the intrinsic polarization versus electric-field curve of the ferroelectric, i.e., with the parasitics de-embedded, thereby showing the innate ferroelectric response, which cannot be done using conventional techniques. These methods also enable extraction of all the parameters of the Landau–Khalatnikov equation, which is commonly used to model ferroelectric behavior in FeFETs and NCFETs. In this paper, a novel vertical phototransistor was reported and compared with planar phototransistors for the first time. As compared with the planar phototransistors, the vertical ones exhibited much better photoelectric performance, which is attributed to an ultrashort photo-generated holes transfer distance and a stronger excitons dissociating electrical field due to their ultrashort channel length (tens of nanometers). Moreover, in order to examine the transport and trapping of different carrier charges separately, the impact of [6,6]-phenyl C61-butyric acid methyl ester (PCBM) dopant on the performance of planar and vertical phototransistors was investigated. The vertical devices exhibited an ultrahigh responsivity (~6600 A/W) as well as an excellent detectivity ($\sim 7\times 10^{15}~\text{Jones}$) and a fast photoresponse (rise time of 0.28 s), whereas slight changes were observed in the planar ones with doping of PCBM. The high performance of the blend vertical phototransistors is due to the trapping of the photo-generated electrons with PCBM and the effective transport of holes due to the ultrashort channel length. The instability of amorphous indium–gallium–zinc oxide (a-IGZO) thin-film transistors (TFTs) under ultraviolet (UV) light was thoroughly investigated in this paper. Unlike in a darkened state, an off-state leakage current can be found in the dual-sweep I–V transfer curve of a-IGZO TFTs under UV light illumination. Furthermore, despite the same UV light condition, the forward sweep and reverse sweep show different I–V curves, representing two different physical mechanisms. First, the subthreshold swing degradation and threshold voltage shift to the negative direction in the forward sweep are due to the total channel barrier lowering and can be confirmed by changing the light exposure region. Second, in the reverse sweep, the suggested back-channel leakage current can be controlled by dual-gate TFTs. UV light exposure of the metal–insulator–semiconductor–metal structure verifies that the off-state leakage current passes through the back channel in a reverse sweep. This paper presents an optoelectronics-based compact equivalent circuit model of an n-Ge/p-Ge1–xSnx/n-Ge1–xSnx heterojunction phototransistor (HPT). This paper includes the static electrical and optical characteristics of the device, Gummel characteristics, effect of temperature, and overall noise analysis of HPT based on various parametric variations. We then investigate the effect of parasitic capacitance on the noise performance of the HPT. The estimated results show that the signal-to-noise ratio (SNR) is strongly dependent on not only the operating frequency but also the operating temperature and applied base-bias voltage. Estimated performance shows that SNR of HPT >90 dB up to 100 GHz and >80 dB up to 50 °C can be achieved, which ensured the operation of the device as high-speed and low-noise detector. In this paper, we have developed a physics-based analytical model for the electrical characteristics of passivated silicon carrier-selective contact (CSC) solar cells and validated it with numerical simulations. The model comprises analytical solutions of: 1) the Poisson equation, accurately capturing the level of inversion and accumulation at the crystalline silicon (c-Si) layer interfaces, and 2) the recombination current capturing the various recombination mechanisms at work in the solar cell. The calculations establish that CSC solar cells have the potential to achieve an efficiency greater than 26% even when both c-Si interfaces have realistic SRV values of 100 cm/s. The model helps illustrate the physics underlying the performance of CSC solar cells for variation in key device parameters such as surface recombination velocities, bulk lifetime, contact layer doping, and amorphous silicon (a-Si) thickness amongst others. By circumventing the need for resource-intensive numerical simulations, the analytical model described in this paper can assist in the design and development of high-performance CSC solar cells. Resistive random access memory (ReRAM) is often considered as a strong candidate for storing the weights in non-von Neumann neuromorphic computing systems. This paper studies how nonideal memory characteristics, which include programing error, read fluctuation, and retention, affect the inference accuracy of the analog ReRAM neural networks by incorporating memory characteristics extracted from 1-Mb ReRAM into a simulated inference-only neural network. This paper also shows that the different layer in the network can tolerate different amount of such imperfects. We learned four key points: 1) the conductance range of memory with less relative fluctuation is preferred for designing the weight-conductance mapping; 2) the control of programing error is essential for high inference accuracy; 3) retention-induced conductance drift can be fatal to the neuromorphic system. A compensation scheme is proposed in this paper which can effectively recover the inference accuracy; and 4) for multilayer networks, avoiding weight errors in the front layers can help to maintain the inference accuracy by reducing calculation error which may otherwise accumulate and pass down the networks. This paper describes the design and performance of two new high-resolution interline charge-coupled device image sensors for use in industrial, machine vision, and aerial photography applications. These sensors feature 4.5- $\mu \text{m}$ pixels, 4 outputs, fast dump gate, horizontal lateral overflow drain, and vertical electronic shutter. The 43-Mp sensor has a 35-mm optical format and the 50-Mp sensor has a larger format with a 2.175:1 aspect ratio that matches many modern mobile phone displays. This paper discusses the challenges and solutions to manufacture such large sensors with superior image quality such as uniformity, read noise, dark current, smear, transfer gate blooming, lag, and so on. Nowadays, the importance of the blood particles separation is undeniable in medical fields and there are different sorts of separation methods accordingly. Acoustic cell separation is chosen in this paper. Also, numerical methods have been used to study the effect of geometrical factors on the separation of the particles before spending time and expenses in a trial and error manner experimentally. We have implemented a plenary finite-element-based simulation of separating blood particles such as white blood cells and platelets in an acoustic field using standing surface acoustic waves. In this paper, unlike previous works in which the channel is rectangular; the channel is trapezoidal in order to make the separation more efficient. By changing the trapezoidal leg angle, WBC’s distance from the midline will be different. The designed device is a bio-MEMS channel containing two inlets which are for the sheath flow and for the blood particles, a trapezoidal main channel, and three outlets. Two aluminum interdigital transducers are located on the LiNbO3 substrate. For creating the acoustic force, we have applied an alternating voltage to transducers. Blood particles will be moved toward the acoustic nodes because of the positive acoustic contrast factor. Since acoustic radiation force depends on the size of the particles and their compressibility, cells can be sorted according to their diameter and compressibility; hence, particles will be separated. In this paper, an analytical model has been developed to observe the recombination losses involved in a tunnel oxide passivated contact solar cell with a carrier-selective layer constituting polycrystalline silicon (poly-Si). The main focus of this paper is to observe the contribution of each component of recombination current density and its effect on open-circuit voltage, Voc. The effect of emitter saturation current density (Joe), surface recombination velocity, substrate thickness, and doping density of carrier-selective layer on Voc has been presented. The analysis indicates that Voc = 766 mV can be achieved for Joe = 2 fA/cm2, and a doping density of poly-Si > 1021cm−3 in a c-Si/SiO2/poly-Si contact for a 50- $\mu \text{m}$ -thick substrate in case of ideal surface passivation. For identical conditions, Voc attains a lower value of 750mV for a 180- $\mu \text{m}$ -thick substrate. The dependence of Voc on bandgap of tunnel layers has also been observed by considering other materials like Si3N4 and SiC. These results from the analyticalmodel have been compared with results froma simulation using automat FOR simulation of HETerostructures v2.5 and have been found to be in good agreement with each other. In this paper, an inner ultrathin oxide metal–oxide–semiconductor (MOS) capacitor is fabricated with another outer MOS-gate ring as a coupling controller. Capacitance–voltage characteristics of inner MOS capacitor show that the excess minority carriers supplied from the outer MOS-gate ring can efficiently change the inner capacitance (${C} _{\text {inner}}$). It is observed that outer MOS-gate ring under the conditions at floating and at ground has quite different coupling effects on ${C} _{\text {inner}}$ when the inner MOS is biased at 1 V. Comparing to ${V} _{\text {outer}} = \text {floating}$ , ${C} _{\text {inner}}$ reduces significantly when ${V} _{\text {outer}} = {0}$ V at 1k Hz. The transient behavior of ${C} _{\text {inner}}$ as ${V} _{\text {outer}}$ changes from 0 V to floating is long enough to read, and the difference of two capacitance values can be regarded as two states. As a result, a two capacitance states operation is proposed for possible memory application. Based on the experimental results, the possible memory cell configuration is designed. Comparing to the present emerging memories, since the two states in this paper are in conditions of floating and 0 V, ultralow power is consumed, which is believed a promising concept for future memory application. Oxide semiconductors are highly attractive for fabrication of large-area thin-film electronics because of their high electrical performance, low process temperature, high uniformity, and ease of industrial manufacturing. n-type oxide semiconductors, such as InGaZnO, are highly developed and have already been commercialized for backplane drivers of flat-panel displays. To date, developing CMOS technology is still an urgent issue in order to build low-power electronic circuits based on oxide semiconductors. In this paper, various CMOS circuits, including inverters, NAND, NOR, XOR, d-latches, full adders, and 7-, 11-, 21-, and 51-stage ring oscillators (ROs), are fabricated based on sputtered p-type tin monoxide and n-type InGaZnO. The inverters show rail-to-rail output voltage behavior, low average static power consumption of 8.84 nW, high noise margin level up to ~40% supply voltage, high yield of 98%, and high uniformity with negligible standard deviation. The NAND, NOR, XOR, d-latches, and full adders show desirably ideal input–output characteristics. The performances of ROs indicate small stage delay of $\sim 1~\mu \text{s}$ , extremely high uniformity and high yieldwhich are essential for large-area thin-film electronics. This paper may inspire constructions of low power, large area, large scale, and high-performance transparent/flexible CMOS circuits fully based on oxide semiconductors for applications beyond flat-panel displays. Inverter delay is often evaluated as $\textit {CV}_{\text {dd}}/{I}_{\text {eff}}$ , where ${C}$ is the load capacitance, ${V}_{\text {dd}}$ is the supply voltage, and ${I}_{\text {eff}}$ is the effective drive current derived by approximating the inverter switching trajectory with a linear model. The ${I}_{\text {eff}}$ model utilizes high and low drain currents conventionally measured in wafer acceptance tests and does not require extraction of any parameters. Ease of use combined with reasonable accuracy (~15%) is the main reason for wide application of $\textit {CV}_{\text {dd}}/{I}_{\text {eff}}$ delay metrics. However, $\textit {CV}_{\text {dd}}/{I}_{\text {eff}}$ expression produces large errors when applied to another two important basic circuits: NAND and NOR. This is because NAND and NOR circuits contain transistor series connections not accounted for in the inverter model. In this paper, an analytical solution for the transistor series connection influence on the discharge/charge operation in NAND/NOR circuits is provided. The model for NAND/NOR effective drive current (denoted as ${I}_{\text {stack}}$) developed in this paper maintains simplicity of the original ${I}_{\text {eff}}$ expression. It requires only one additional measurement of the linear current. Model accuracy was assessed by comparing to extensive SPICE delay simulations of NAND and NOR circuits designed using state-of-the-art MOS technologies. Comparison results show that $\textit {CV}_{\text {dd}}/{I}_{\text {stack}}$ equation provides ~15% accuracy for NAND/NOR circuits in line with $\textit {CV}_{\text {dd}}/{I}_{\text {eff}}$ accuracy for inverter. In an era of emphasis on low-power design, the developed model presents convenient means of exploring design space when optimizing circuit supply voltage for low-power operation. To effectively solve the crosstalk issue in high-density crossbar array (CBA), high rectifying characteristics should be introduced in the resistance random-access memory (ReRAM) device, and in-depth understanding of the affecting factors on rectifying properties is essential for the large-scale application of ReRAM. In this paper, a high-performance self-rectifying device with CMOS compatible Pd/HfO2/TaOx/Ta structure was demonstrated in a 1-kb CBA. Forming-free, self-compliance, and high uniformity characteristics were successfully achieved. By modulating the thickness of the HfO2 rectifying layer, the rectifying ratio of device could be achieved as high as $\sim 2\times 10^{\textsf {3}}$ under ±3 V at low-resistance state (LRS). It was also experimentally confirmed that the selected unit cell in high-resistance state (logically the “ OFF” state) was stably readable when it was surrounded by unselected LRS (logically the “ ON” state) cells, in an array of up to $32 \times 32$ cells. Furthermore, a model based on interfacial barrier modulation and defects trapping/detrapping was proposed to elucidate the impact of the dielectric thickness on the self-rectifying characteristics of the device. Recent studies of electroluminescent cooling (ELC) in III–V structures demonstrate the need to better understand the factors affecting the efficiency of light emission and energy transport in light-emitting diodes (LEDs). In this paper, we establish the physical and operational requirements for reaching the efficiencies needed for observing ELC in the III–V intracavity double-diode structures at high powers. The experimentally validated modeling framework used in this paper, coupling the drift-diffusion charge transport model with a photon transport model, indicates that the bulk properties of the III–V materials are already sufficient for ELC. Furthermore, the results suggest that the bulk power conversion efficiency of the LED in the devices, which allowed the experimentally measured record high coupling quantum efficiency of 70%, already exceeds 115%. However, as shown here, direct observation of ELC by electrical measurements still requires a combination of a more efficient suppression of the nonradiative surface recombination at the LED walls and the reduction of the detection losses in the photodetector of the intracavity structures. In this paper, we propose a novel static random access memory (SRAM) unit cell design and its array structure consisting of single-gated feedback field-effect transistors (FBFETs). To verify the SRAM characteristics, the basic memory operations and write disturbances of the unit cell are investigated through the mixed-mode technology computer-aided design simulations. The unit cell exhibits the superior SRAM characteristics including a write speed of 0.6 ns, a fast read-out speed of ~0.1 ns, and a retention time of 3600 s. Furthermore, the unit cell design exhibits advantages in density, with a small cell area of 8F2, and in the power consumption; the standby power consumption is 0.24 nW/bit for holding “1” and negligible for holding “0.” Moreover, our SRAM array shows reliable ${3} \times {3}$ array operations without any disturbances. The minimum specific ON-resistance $\text{R}_{ \mathrm{\scriptscriptstyle ON},\textsf {sp}}$ of the semisuperjunction (semi-SJ) device is realized in this paper. Based on the similar SJ optimization method in our previous works, the minimum $\text{R}_{ \mathrm{\scriptscriptstyle ON},\textsf {sp}}$ of the semi-SJ is searched by optimizing both the semi-SJ and the N-buffer regions. The proposed design formulas give the optimized doping concentration $\text{N}_{\textsf {SJ}}$ of the semi-SJ region, doping concentration $\text{N}_{\textsf {B}}$ , and length $\text{L}_{\textsf {B}}$ of the N-buffer region, respectively. As examples, 1000- and 1500-V semi-SJ devices are designed with the formulas. The calculated results are in a good agreement with the simulations. The comparisons between the simulations and the existing experiments demonstrate that the optimization in this paper realizes lower $\text{R}_{ \mathrm{\scriptscriptstyle ON},\textsf {sp}}$ under the same breakdown voltage $\text{V}_{\textsf {B}}$ even with a shorter SJ length. In this paper, we propose a model for estimating short-channel effects (SCEs) in the shell-doped double-gate junctionless (JL) MOSFET. The main emphasis of this paper is to estimate SCEs by effectively capturing source/drain (S/D) extensions beyond the gate edges for different values of undoped core thickness (${T}_{\textsf {core}}$), shell doping (${N}_{\textsf {d}}$), gate length (${L}_{\textsf {g}}$), and gate (${V}_{\textsf {gs}}$) and drain (${V}_{\textsf {ds}}$) biases in subthreshold regime. The threshold voltage (${V}_{\textsf {th}}$), drain-induced barrier lowering and subthreshold swing (${S}$), extracted from transfer characteristics, are in good agreement with the simulation results. Results highlight the utility of shell doping and core thickness to provide an additional degree of freedom to control SCEs. In this paper, the threshold voltage characteristics of silicon nanowire metal–oxide–semiconductor field-effect transistor (MOSFET) with a double-layer gate structure are presented. This type of device is considered to be the most promising application of nanodevice in ultralarge-scale integration, due to several advantages such as similar operation principle as the junctionless nanowire transistor, the screening effect of the upper gate (UG) to shield the lower gate MOSFETs from external electromagnetic disturbance, the tradeoff between the short channel and the thick-gate oxide layer, and the compatible fabrication process with the conventional MOS technology. In this paper, the relations of threshold voltage versus the gate length, the UG bias, the substrate bias, the drain bias, and the temperature are measured and analyzed. Moreover, the penetration effect of the UG electric field is proposed to interpret the short-channel characteristics of the device, and a piecewise curve model is presented to reveal the underlying physics of the relation of the threshold voltage versus the drain bias. We demonstrate, for the first time, resistive RAM (RRAM) arrays where each cell can store 3 bits. Such full array-level demonstration is possible through special techniques (e.g., that exploit RRAM-specific characteristics of variations in cell resistances), presented in this paper, which efficiently allocate resistance range corresponding to each bit combination (required for proper write operation) while maintaining appropriate sensing margin (required for proper read operation). Our techniques are not restricted to 3 bits-per-cell only (and, in this paper, we demonstrate 2 bits-per-cell at the array level as well). Our measured results are based on multiple 4 Kbit arrays of 1T1R HfOx-based RRAM integrated in the back end of the line of 130-nm silicon CMOS technology. In part I of this paper, we developed physical insights into the role and impact of acceptor and donor traps—resulting from C-doping in GaN buffer—on avalanche breakdown in AlGaN/GaN HEMT devices. It was found that the donor traps are mandatory to explain the breakdown voltage improvement. In this paper, silicon doping is proposed and explored as an alternative to independently engineer donor trap concentration and profile. Keeping in mind the acceptor and donor trap relative concentration requirement for achieving higher breakdown buffer, as depicted in part I of this paper, silicon & carbon codoping of GaN buffer is proposed and explored in this paper. The proposed improvement in breakdown voltage is supported by physical insight into the avalanche phenomena and role of acceptor/donor traps. GaN buffer design parameters and their impact on breakdown voltage as well as leakage current are presented. Finally, a modified Si-doping profile in the GaN buffer is proposed to lower the C-doping concentration near GaN channel to mitigate the adverse effects of acceptor traps in GaN buffer. This paper investigates the trapping mechanisms in gate-injection transistors (GITs) without and with a pdrain electrode, referred to as GITs and Hybrid-Drain-embedded GITs (HD-GITs), respectively, used to inject holes and reduce charge trapping effects. We compare the two sets of devices under both the OFF-state and semi- ON state, to investigate the role of hot electrons in favoring the charge trapping. The analysis is based on combined pulsed characterization, transient measurements, and electroluminescence (EL) characterization. We demonstrate the following relevant results: 1) GITs and HD-GITs have comparable and negligible dynamic ${R}_{ \mathrm{\scriptscriptstyle ON}}$ when trapping is induced in the OFF-state; under semi- ON state conditions, GITs suffer from significant dynamic ${R}_{ \mathrm{\scriptscriptstyle ON}}$ , while HD-GITs show no additional trapping with respect to OFF-state; 2) EL characterization carried out until ${V}_{\mathsf {DS}}= 500$ V in semi- ON conditions shows comparable features, suggesting that the electric field and hot-carrier density are similar in GITs and HD-GITs. This result indicates that the hot-electron trapping rate is identical for the two sets of samples, so the difference observed in dynamic ${R}_{ \mathrm{\scriptscriptstyle ON}}$ must be ascribed to a different detrapping rate; 3) transient ${R}_{ \mathrm{\scriptscriptstyle ON}}$ measurements indicate that the traps filled in the OFF-state conditions are the same as those filled by hot electrons in semi- ON, with ${E}_{a}= 0.8$ eV (possibly ${C}_{N}$); and 4) EL analysis under constant bias indicates that in GITs there is a time-dependent increase in the luminescence signal at the drain terminal, when the devices are biased with ${V}_{\mathsf {DS}}= 300$ V. Such effect, indicative of hot-electron trapping, is not observed in HD-GITs. Based on the experimental evidence collected within this paper, we conclude that—in the semi- ON state—the main difference between GITs and HD-GITs consists in a faster detrapping rate of hot electrons, achieved through hole injection from the pdrain terminal. This paper proposes amorphous indium–gallium–zinc oxide thin-film transistors (TFTs) four-transistor-two-capacitor (4T2C) pixel circuit in combination with a top-anode organic light-emitting diode (OLED) for the use in 8K4K active-matrix organic light-emitting diode displays (AM-OLEDs). The proposed pixel circuit compensates for driving TFTs threshold voltage (${V} _{\textsf {TH}}$) shifts and mobility variations, ${V} _{\textsf {DD}}$ current–resistance (${I}$ – ${R}$) drops, and ${V} _{\textsf {SS}}~{I}$ – ${R}$ -induced rises. Both the positive and negative ${V} _{\textsf {TH}}$ of the driving TFT can be sensed by the proposed circuit. In this paper, we analyze the impact of the driving TFT compensation time for low gray levels. The current error rates are calculated when TFT mobility variations are considered. The proposed pixel circuit allows an increase in the compensation time to reduce the impact of driving TFT ${V} _{\textsf {TH}}$ and mobility variations on the performance of 4T2C pixel circuit. Conventional two-transistor-one-capacitor, five-transistor-two-capacitor, and proposed 4T2C pixel circuits are simulated and compared in this paper. The proposed pixel 4T2C circuit reduces the current error rates to below 5.79% when the ${V} _{\textsf {TH}}$ shifts of ±2 V, mobility variations of ±10%, ${V} _{\textsf {DD}}~{I}$ – ${R}$ drops of 1 V, and ${V} _{\textsf {SS}}~{I}$ – ${R}$ rises of 1 V are all considered. In this paper, we examine the interplay of two serious reliability issues in MOSFET devices, namely, bias temperature instability (BTI) and hot-carrier degradation (HCD). Most publications are devoted to the characterization of either BTI or HCD, and complex models have been developed to independently describe each degradation mode. However, very limited data are available on the interplay of both degradation regimes, particularly the effect of a drain bias onto the charging and discharging dynamics of oxide traps. Part I of this paper provides an extensive experimental study toward the impact of mixed-mode stress conditions on the dynamics of oxide defects. Here, we present the first microscopic modeling approach beyond a simple electrostatic approximation. We extend the existing nonradiative multiphonon theory by taking nonequilibrium processes such as full carrier distribution functions which include the effect impact ionization along the channel into account. To ultimately validate our framework, we compare simulation results and experimental data for a single-oxide defect as well as a large ensemble of traps in a MOSFET device. We show that our modeling approach accurately captures the rather puzzling measurement trends for a broad stress regime and allows developing the knowledge on how oxide defects can be affected by an increased drain stress. Because of charge trapping in GaN HEMTs, dc characteristics of these devices are not representative of high-frequency operation. The advanced spice model GaN model presented in Part I of this paper is combined with a Shockley–Reed–Hall-based trap model, yielding a comprehensive FET model for GaN HEMTs which can accurately model GaN devices exhibiting trapping-related dispersion effects. Measurement results of the dc and pulsed output and transfer characteristics of a commercially available GaN HEMT are presented, trapping in the device is modeled, and excellent fit to the measured data is shown. This paper presents an accurate model of trapping which is validated for eight different quiescent bias points of pulse measurements, with quiescent drain voltage ranging from 5 to 20 V and quiescent gate voltage ranging from −2.8 to −3.8 V, and a large range of gate and drain voltages to which the device was pulsed in the pulse measurements and at which the device was measured in the dc measurements, with gate voltage ranging from −4 to 0.4 V and drain voltage ranging from 0 to 40 V. Magnetic tunnel junctions (MTJs) with low switching current, high thermal stability, and small device size are strongly preferred for low-power, high-reliability, and high-density spintronic memory and logic applications. The research of MTJs from shape in-plane magnetic anisotropy to interfacial perpendicular magnetic anisotropy (i-PMA) has successfully paved the way down to 20-nm scale, below which, however, the i-PMA approach reaches a physical limit in sustaining sufficient thermal stability while achieving low-power spin transfer torque switching. Recently, studies have been reported a new approach to pave the way toward sub-10-nm MTJs satisfying the requirements by revisiting shape perpendicular magnetic anisotropy (s-PMA). In this paper, we present a compact model of the sub-10-nm s-PMA MTJ device, which captures both the static and dynamic physical behaviors. This model is SPICE-compatible for hybrid MTJ/CMOS circuit designs. This paper is expected to push forward the development of sub-10-nm-scale MTJ-based spintronic memory and logic circuits. In this paper, the NbOx, which was regarded as a promising material based on its insulator–metal transition (IMT) effects, was applied as the switching layer of the device. The threshold switching characteristics were comprehensively investigated with particular emphasis on temperature dependence. The conduction mechanism for high-resistance state (HRS) was fitted and verified to be Schottky emission. With the increase in temperature, the fitting results demonstrated that the Schottky barrier decreased, leading to a reduction in the resistance of HRS. Furthermore, according to Fourier’s law of heat conduction, the fluctuation range of temperature was smaller, causing a narrow distribution of the threshold voltage as the operating temperature increased. In addition, the increasing temperature caused high energy of electrons, which would induce an IMT more easily, leading to a lower threshold voltage. This paper presents the 2-D numerical simulation results of single-event burnout (SEB) in 4H-SiC junction barrier Schottky (JBS) diode by low carrier lifetime control (LCLC) for the first time. We investigate the SEB performance based on an 1800-V JBS structure and find that the most sensitive ion’s strike position is the middle of junction spacing because of the punchthrough of the electric field at anode contact. Then, the SEB hardening mechanism of LCLC is studied in this paper that the double-sided peak electric field can be effectively improved which results in a significantly decrease of maximal temperature. For the incident particle with different linear energy transfer values, we find that the SEB threshold voltage can be substantially enhanced when the carrier lifetime ($\tau $) is under a certain value. In this paper, an enhanced compact model of multiwalled carbon nanotube (MWCNT) interconnects while considering defects and contact resistance is proposed. Based on the atomistic-level simulations, we have found that defect densities impact MWCNT resistance and ultimately their electrical performance. Furthermore, we have computed by atomistic-level simulations, the end-contact resistance between single-wall carbon nanotube and palladium (Pd) electrode to mimic the Pd–CNT end-contact resistance of each CNT shell in MWCNT. We have developed an advanced shell-by-shell model to include various parameters, such as shell diameter, shell chirality, defects on each shell, and connectivity of each shell to end contacts. We run Monte Carlo simulations to perform variability studies on each of these parameters to understand the electrical performance variation on MWCNT interconnects. We present the simulation results to convey the critical impact of variations. The impact of doping on MWCNT variability in the form of Fermi level shift will be addressed in Part II of this paper. In this paper, we aim to theoretically and experimentally study an organic light emitting diode (OLED) in a planar microcavity. One important issue that should be considered is to find an optimal design for an OLED in a microcavity: on one hand, the OLED thickness needs to be adjusted to get resonance at the desired wavelength, on another hand, the location of the emitter dipoles with respect to the metal electrode has to be consistent with the antinode condition of the emission wavelengths. This latter is important to improve the efficiency of the standing wave within the OLED microcavity. In this paper, we provide a theoretical model and carried out experiments using a microcavity OLEDs to validate the proposed model. The theoretical model is based on a classical approach valid in the so-called weak-coupling regime, which is the working regime of the considered microcavity OLED. The spontaneous emission is described as an electric dipole and some examples with experimental data are discussed in order to validate the applied approach. [ABSTRACT FROM AUTHOR]
